    Notizen: Sputter-deposited, heteroepitaxial (100)CdTe layers prepared at growth temperatures of 300–325 °C are found to be p-type with high dark resistivities on the order of 2×105 Ω cm. The epilayers are highly photoconducting and exhibit photoconductivity to dark conductivity ratios as high as 1×106 at around 200 K. The photoconductivity is observed to exhibit a sublinear dependence on illumination intensity and a thermally activated behavior. The model developed by Simmons and Taylor [J. G. Simmons and G. W. Taylor, J. Phys. C: Solid State Phys. 7, 3051 (1974); G. W. Taylor and J. G. Simmons, J. Phys. C: Solid State Phys. 7, 3067 (1974)] to explain photoconductivity in amorphous semiconductors is shown to be applicable to these epitaxial layers. Hole traps at 0.40 and 0.23 eV above the valence band have been determined from the temperature dependence of the photoconductivity. Acceptor levels at 0.62 and 0.07 eV above the valence band, determined from the temperature dependence of the dark conductivity, are discussed in relation with photoluminescence bands at 0.81 and 1.00 eV reported earlier [S. R. Das, J. G. Cook, N. L. Rowell, and M. S. Aouadi, J. Appl. Phys. 68, 5796 (1990)] in these epilayers.

    Notizen: The plasma potential and the electron density and electron temperature of an rf magnetron discharge used for the ion-assisted growth of PbTe epilayers on BaF2 are measured using Langmuir probe diagnostics. The effect of rf potentials at the probe on the measured plasma parameters is reduced by driving the probe to follow the plasma potential. The discharge parameters are determined as a function of substrate bias voltage and substrate rf power. The ion energy and flux necessary for the epitaxial growth of (111) PbTe on (111) BaF2 are determined.

    Notizen: Photoluminescence spectra are measured for sputter-deposited, heteroepitaxial (100)CdTe layers of thicknesses up to 14 μm grown on (100)KBr substrates. Three emission bands, at 0.81, 1.00, and 1.41 eV, are observed. From comparison of the photoluminescence spectra of the epilayers with those of several bulk single-crystal and polycrystalline samples, the origin of the 1.41-eV band, reported previously by many workers, is correlated to structural defects arising from lattice mismatch with the substrate. It is concluded that the 0.81- and 1.00-eV bands are due to defect levels resulting from nonstoichiometric growth. The injection level and temperature dependence of the photoluminescence suggest that the 1.41- and 0.81-eV emissions are donor-acceptor transitions whereas the 1.00- eV emission is a conduction-band-acceptor transition.

    Notizen: Eight grass silages were made from two contrasting varieties of perennial ryegrass, four silages each from a late-cut early-maturing (high dry matter, HDM) variety and from an early-cut, late-maturing (low dry matter, LDM) variety. The grass was ensiled without additive (untreated), or with formic acid, or with one of two enzyme mixtures of hemicellulases and cellulases (enzyme 1 and enzyme 2) for a period of 130 d.Formic acid-treated silage had lower levels of lactic acid at both levels of dry matter than the other silages. Enzyme treatment of grass prior to ensilage resulted in reduced levels of cellulose, acid-detergent fibre and neutral-detergent fibre in LDM silages and lower acid-detergent fibre and neutral-detergent fibre in the HDM silages compared with the corresponding untreated and formic acid-treated silages. Voluntary intakes (g DM d−1) of untreated and enzyme-treated silages were significantly (P〈0·01) lower at both digestibilities compared with formic acid-treated silages (LDM: untreated, 982; formic, 1069; enzyme 1, 868; enzyme 2, 937; HDM: untreated, 931; formic, 1027; enzyme 1, 943; enzyme 2, 914). The organic matter, carbohydrate and nitrogen digestibility coefficients of LDM silages were significantly (P〈0·001) higher than those of HDM silages. There were no significant differences in any component digestibility related to silage additive.Comparison of digestibility coefficients for constituents of the LDM silages fed to sheep or steers showed no differences between species.

    Notizen: Frequency data from different-sized plots are generally accepted as being incomparable. However, how basal frequency data are influenced by plant basal diameter is not well known. Computer simulations were used to determine the influences of grass plant basal diameter on basal frequency data. Basal frequency, basal area and density were estimated with simulated 5 × 10 cm and 20 × 50 cm rectangular plots. Simulated plants had basal diameters ranging from 1.9 to 12.7 cm.Basal diameter had a significant effect on the relationship between frequency and both basal area and density. As differences in plant size increase, the effect on basal frequency becomes larger and the likelihood of an ecologically important influence also increases. Thus, frequency data should not be used to compare relative abundance of species, unless corrections are made for differences in plant basal diameter among species. Additionally, frequency data should not be used to monitor change in abundance of a species through time, unless mean plant basal diameter can be assumed to remain relatively constant.Basal frequency data could be used to ‘signal’ when change has occurred. Then, other sampling methods must be used to determine the nature and direction of change or relative species abundance. For frequency data, the simplicity of collection may be offset by difficulty in interpretation.

    Notizen: Epitaxial (111)CdxPb1−xTe//(111)BaF2 films in the rocksalt structure have been made by codeposition from CdTe and PbTe magnetron targets in an rf discharge onto chemipolished substrates at 320 °C. Films were prepared with x values from 0 to 0.47, well past the range of bulk thermodynamic solubility. Raman spectroscopy, Auger spectroscopy, and transmission electron microscopy showed phase segregation had not occurred. The lattice spacing in the growth direction was observed to be insensitive to x.

    Notizen: We report the first demonstration of ZnSe metal-semiconductor field-effect transistors. These new devices were fabricated from n-type Cl-doped epitaxial ZnSe layers grown by molecular beam epitaxy on (100) oriented semi-insulating Cr-doped GaAs substrates. Epitaxial layers with room-temperature carrier concentrations of 1.6×1017 cm−3 and electron mobilities ranging from 400 to 500 cm2/V s were used for device fabrication. Au was used as a Schottky gate contact. Either In or a multilevel metallization scheme using Cr and In was employed for the source and drain ohmic contacts. Depletion-mode transistor operation was observed for structures with 5 and 100 μm gate lengths and varying gate widths. The 5 μm gate length by 200 μm gate width device structures exhibited transconductances of 0.5 mS/mm.
