Notes: A GaAs delta-doped tunneling diode having a δn+-i-δp+-i-δn+ structure is investigated. A negative differential resistance behavior with peak-to-valley ratio as high as 3.1 and a peak current density of 3 kA/cm2 is exhibited when the device is operated at room temperature. It becomes resistor-like at the temperature of 77 K. Theoretical analysis, based on envelope wave function approximation, indicates that the resonant interband tunneling process is responsible for room-temperature characteristics, while the band-gap widening effect is responsible for low-temperature behavior. Furthermore, the dependence of device performance on such structure parameters as doping level, and the physical dimension of the delta-doped region, etc., is discussed, and found to agree well with experimental results.

Notes: A theoretical study of resonant interband tunneling in GaAs δ-doped inducing homostructure and polytype GaSb/AlSb/InAs heterostructure is presented in this article. The resonant interband tunneling in such homo- and heterostructures is modeled by an energy- and spatial-dependent effective mass equation incorporating the general transfer matrix method. The present formalism is based on the envelope function approximation as done to date, but contains two significant improvements: a more realistic treatment of the spatial and energy dependence of effective-mass and bandstructures; and the avoidance of plane-wave, Airy function or Wentzel–Kramers–Brillouin approximations for calculating the envelope function in favor of direct numerical evaluation. The transmission coefficients of the unipolar and bipolar resonant interband tunneling structures are calculated and the symmetric and asymmetric multiple quantum well resonant interband tunneling structures are also discussed.

Notes: A dissipative Benjamin–Ono equation is used to study fluid and plasma turbulence. The system is studied by an exact nonlinear mode truncation method in which a finite number of poles are used to present the solution. The justification of the pole expansion approach is discussed with the proof of a completeness theorem. The stability and spectrum analysis show that asymptotic behavior of the system is completely represented by a finite number of nonlinear modes. The behavior of those nonlinear modes resembles solitons, and exhibits a wide range of bifurcation phenomena and routes to turbulence.

Notes: A 4-m-long elliptically polarizing undulator (EPU5.6) device with an Apple-II structure is installed in the Synchrotron Radiation Research Center storage ring. This is the longest EPU device with an Apple-II structure worldwide. The errors of the magnet construction and the assembly process are among the several factors that can degrade the spectral performance. This study describes the mechanical design concept and construction that reduce magnetic field errors to keep high performance of the magnet. The electron orbit distortion in various polarization radiation modes is discussed with reference to a global feedback system and a feed forward table with following gap and phase. The beam dynamic effects are also investigated when the phase and magnetic gap are changed. © 2002 American Institute of Physics.

Notes: A novel intersubband optical transition, incorporating interband and p-type intersubband optical transition mechanisms, in a suitably designed GaSb/InAs superlattice is proposed. Such a structure utilizes the strong mixing of GaSb light-hole band with InAs conduction band and the heavy-hole to light-hole intervalence-subband transition in the GaSb/InAs superlattice to obtain a strong normal incidence photoabsorption coefficient (over 8.0×104 cm−1) at a wavelength near 10 μm.

Notes: The direct scheme to test integrability of a given nonlinear equation proposed by Chen, Lee, and Liu is tested on the cylindrical Korteweg–de Vries equation. The explicit dependence on t of this equation does not present any real difficulties. Constants of motion and symmetries are found readily and the Lax operators for the scattering problem constructed accordingly.

Notes: A dissipative Benjamin–Ono equation is introduced to study turbulence of a magnetic two-fluid system. An exact nonlinear mode truncation method is applied in which a finite number of poles are used to represent completely the asymptotic behavior of the system. The pole dynamics exhibit a wide range of nonlinear phenomena, including periodic and chaotic orbits. Statistical properties of the resultant turbulent flows such as correlation functions and energy spectra are also studied. The results show that the system can indeed reach the strong turbulent state.

Notes: The integrability-test scheme of Chen, Lee, and Liu [H. H. Chen, Y. C. Lee, and C. S. Liu, Phys. Scr. 20, 490 (1979)] from one-space dimension to multispace dimensions is generalized. The temporal equation of the Lax pair is still the linearized perturbed equation that defines the symmetries. But the spectral operator in the Lax pair is no longer the linear recursion operator for symmetries. The absence of the linear recursion operator for symmetries in higher spatial dimensions therefore presents no direct obstacle to the Chen–Lee–Liu test scheme. The Kadomtsev–Petviashvili equation is shown as an example.
