Contents The static blocking capability of field controlled thyristors (FCThs) is examined by solving the two-dimensional Poisson-equation under the assumption of the ‘depletion model’. The numerical results show that the blocking voltage depends very sensitively on the geometry of the channel. The functional relationship between blocking gain and aspect ratio is determined and is expressed explicitly. Particular attention is given to the comparison of three different designs of the FCTh. For the same aspect ratio, the blocking gain of the FCTh with buried gates is the largest one. The blocking gain of the FCTh with recessed gates is not markedly smaller, however that of the FCTh with surface gates is considerably smaller.

Übersicht Es wird das statische Blockierverhalten von feldgesteuerten Bauelementen (FCThs) berechnet. Dazu wird die zweidimensionale Poisson-Gleichung unter Annahme des ‘Depletion’-Modells gelöst. Die Ergebnisse zeigen, daß die für eine Blockierwirkung notwendige Gatespannung sehr empfindlich von der Kanalgeometrie abhängt. Der funktionale Zusammenhang zwischen Blockierverstärkung und Aspektverhältnis wird ermittelt und explizit angegeben. Besondere Beachtung wird dem Vergleich dreier verschiedener Ausführungsformen des FCTh gewidmet. Bei gleichem Aspektverhältnis ist die Blockierverstärkung des FCTh mit Buried-Gates am größten. Die Blockierverstärkung des FCTh mit Recessed-Gates ist nur geringfügig kleiner, die des FCTh mit Oberflächen-Gates ist jedoch erheblich kleiner.
