    Notizen: Direct observation of optical emission from H-related complexes in molecular beam epitaxy grown bulk GaAs and GaAlAs, as well as InGaAs/GaAs strained multiquantum wells (MQWs), is obtained from liquid He photoluminescence experiments. Hydrogenation is achieved by low-energy ion irradiation from a Kaufman source. The volume incorporation of hydrogen, for equal treatment, is dependent upon the density of impurities and defects where H can bind. For moderate H treatment, in addition to passivation of shallow acceptors, in GaAs we observe novel emission bands, δ, peaking at 1.360, and γ, peaking at 1.455 eV. After heavy hydrogen treatment in GaAs of low radiative efficiency−even p type originally−there appears a deeper structure α at ∼1.20 eV, of the kind known for "internal'' transitions in the Ga vacancy-donor complex. Equivalent bands are found in bulk GaAlAs and also in InGaAs/GaAs MQWs. The results allow an approximate estimate of the various optically active Ga-vacancy levels, as affected by the different degrees of hydrogenation of the dangling bonds, and a comparison with theoretical values. Moreover, they provide evidence for the creation of a H-related donor whose binding energy is of order 25 meV. Finally, the γ band is suggestive of a transition between localized conduction and valence states associated with the local distortion that is introduced in the lattice when H binds to impurities, defects, and lattice atoms.

    Notizen: Highly doped semiconducting heteroepitaxial structures are commonly found in advanced devices. It is difficult to interpret quantitatively the results of optical measurements on such structures because the strong built-in electric fields present invalidate the low-field theories usually used to interpret those results. We have studied by electrolyte electroreflectance and photoluminescence a GaAs/AlGaAs resonant tunneling structure with a highly n-doped GaAs substrate and cap, before and after hydrogenation. We also have developed a new, improved microscopic theoretical treatment of the effects of strong fields on the local dielectric function and have used that treatment to evaluate quantitatively the effect of hydrogenation on the densities of shallow donor levels and of deep traps in the GaAs cap and to find the interface charges and band-pinning levels in the resonant tunneling junction.

    Notizen: Abstract One of the main results says that ifC is a binary linear code of length 4t and of dimension greater than 2t, thenC contains a word of weight 2t and this bound is best possible. Several results of similar flavor are established both for linear and non-linear codes. For the proof a lemma introducing the binormal forms of binary matrices is needed. The results are applied to determine the coset chromatic number of Hadamard graphs, to solve a problem of Galvin and to give a short proof of a theorem of Gleason on self-dual doubly-even codes.

    Notizen: Abstract Shannon introduced the concept of zero-error capacity of a discrete memoryless channel. The channel determines an undirected graph on the symbol alphabet, where adjacency means that symbols cannot be confused at the receiver. The zero-error or Shannon capacity is an invariant of this graph. Gargano, Körner, and Vaccaro have recently extended the concept of Shannon capacity to directed graphs. Their generalization of Shannon capacity is called Sperner capacity. We resolve a problem posed by these authors by giving the first example (the two orientations of the triangle) of a graph where the Sperner capacity depends on the orientations of the edges. Sperner capacity seems to be achieved by nonlinear codes, whereas Shannon capacity seems to be attainable by linear codes. In particular, linear codes do not achieve Sperner capacity for the cyclic triangle. We use Fourier analysis or linear programming to obtain the best upper bounds for linear codes. The bounds for unrestricted codes are obtained from rank arguments, eigenvalue interlacing inequalities and polynomial algebra. The statement of the cyclic q-gon problem is very simple: what is the maximum size N q(n) of a subset S n of {0, 1, $$\ldots$$ , q−1} n with the property that for every pair of distinct vectors x = (x i), y = (y i) $$\in $$ S n, we have x j −y j ≡ 1(mod q) for some j? For q = 3 (the cyclic triangle), we show N 3(n)≃2 n . If however S n is a subgroup, then we give a simple proof that $$\left| {S_n } \right| \leqslant \sqrt 3 ^n $$ .
