    Notes: A highly accurate multiple-frequency continuous wave ultrasonic range-measuring system for use in air is described. The proposed system uses a method heretofore applied to radio frequency distance measurement but not to air-based ultrasonic systems. The method presented here is based upon the comparative phase shifts generated by three continuous ultrasonic waves of different but closely spaced frequencies. In the test embodiment to confirm concept feasibility, two low cost 40 kHz ultrasonic transducers are set face to face and used to transmit and receive ultrasound. Individual frequencies are transmitted serially, each generating its own phase shift. For any given frequency, the transmitter/receiver distance modulates the phase shift between the transmitted and received signals. Comparison of the phase shifts allows a highly accurate evaluation of target distance. A single-chip microcomputer-based multiple-frequency continuous wave generator and phase detector was designed to record and compute the phase shift information and the resulting distance, which is then sent to either a LCD or a PC. The PC is necessary only for calibration of the system, which can be run independently after calibration. Experiments were conducted to test the performance of the whole system. Experimentally, ranging accuracy was found to be within ±0.05 mm, with a range of over 1.5 m. The main advantages of this ultrasonic range measurement system are high resolution, low cost, narrow bandwidth requirements, and ease of implementation. © 1999 American Institute of Physics.

    Notes: Indium antimonide has been epitaxially grown directly on sapphire. Reflection high-energy electron diffraction, transmission electron microscopy, and scanning electron microscopy data are presented to show that the indium antimonide layer is epitaxial, has an abrupt interface with the sapphire, and grows in the 〈111〉 direction. Mobility data show room-temperature mobilities as high as 1×104 cm2 /V s from some regions on the wafer.

    Notes: Ultrathin Ge/Si strained-layer superlattices (SLS's) with periodicities of a few monolayers have been successfully grown and characterized by Raman scattering spectroscopy. Structures with alternating Ge and Si layers were grown on Si substrates of different orientations. A thick 200 nm Ge0.4Si0.6 buffer layer was grown prior to the growth of the superlattice to make the strain distribution of the superlattice symmetrical and thus to maintain the pseudomorphic growth of the superlattices. Folded acoustic phonon peaks observed from these Ge/Si SLS samples can be used to determine the superlattice periodicity. The observed optical phonon frequencies were found to depend strongly on superlattice periodicity. A quantitative interpretation of this phenomenon was presented. Subsequent annealing of these samples reveals that the transition from pure Ge and/or Si layers to GexSi1−x alloy becomes more pronounced as the annealing time and temperature increase.

    Notes: Persistent photoconductivity (PPC) has been observed in boron-doped Si1−xGex/Si quantum wells. The decay kinetics of the PPC effect can be well described by a stretched-exponential function, Ippc(t)=Ippc(0)exp[−(t/τ)β](0〈β〈1), which is usually observed in many disorder materials. Through the studies of the PPC effect under various conditions, such as different temperature, different photon energy of photoexcitation, and different Ge content, we identify that the alloy potential fluctuations induced by compositional disorder are the origin of the PPC effect in Si1−xGex/Si quantum wells. © 1998 American Institute of Physics.

    Notes: We have performed a magnetotransport study on an AlGaN/GaN heterostructure at low temperatures. The effective-mass values have been evaluated by analyzing the exact form of the temperature-dependent Shubnikov–de Haas oscillation function. The values obtained increase with the magnetic field. This mass enhancement is attributed to conduction-band nonparabolicity. The effective-mass variation with the magnetic field was extrapolated to zero field, together with further correction due to the triangular confinement of the carriers, yielding an effective mass of 0.185±0.005 of the free-electron mass. Our result is in excellent agreement with the results obtained by first-principle calculations and the tight-binding method, and suggest the significance of magnetic-field-induced nonparabolicity in transport measurements. © 2001 American Institute of Physics.
