Abstract

We have accurately measured the visibility of a Fabry-Pérot type AlGaAs laser as a function of its output power. A damped oscillation in the visibility indicates the presence of relaxation oscillations in the laser. From the data we obtained the output-power dependence of both the relaxation oscillation frequency and damping rate. This allowed us to separately determine the spontaneous lifetime and the dependence of the gain on both carrier density (differential gain) and intensity (nonlinear gain).
