    Notizen: Several vibrational bands were observed near 3100 cm−1 in GaN that had been implanted with hydrogen at room temperature and subsequently annealed. Our results indicate that these bands are due to nitrogen-dangling-bond defects created by the implantation that are decorated by hydrogen. The frequencies are close to those predicted recently for VGa–Hn complexes, leading us to tentatively assign the new lines to VGa defects decorated with different numbers of H atoms. © 1998 American Institute of Physics.

    Notizen: A voltage-controlled tunable two-color infrared detector with photovoltaic (PV) and photoconductive (PC) dual-mode operation at 3–5 μm and 8–14 μm using GaAs/AlAs/AlGaAs double barrier quantum wells (DBQWs) and bound-to-continuum GaAs/AlGaAs quantum wells is demonstrated. The photoresponse peak of the photovoltaic GaAs/AlAs/GaAlAs DBQWs is at 5.3 μm, and that of the photoconductive GaAs/GaAlAs quantum wells is at 9.0 μm. When the two-color detector is under a zero bias, the spectral response at 5.3 μm is close to saturate and the peak detectivity at 80 K can reach 1.0×1011 cmHz1/2/W, while the spectral photoresponsivity at 9.0 μm is absolutely zero completely. When the external voltage of the two-color detector is changed to 2.0 V, the spectral photoresponsivity at 5.3 μm becomes zero while the spectral photoresponsivity at 9.0 μm increases comparable to that at 5.3 μm under zero bias, and the peak detectivity (9.0 μm) at 80 K can reach 1.5×1010 cmHz1/2/W. Strictly speaking, this is a real bias-controlled tunable two-color infrared photodetector. We have proposed a model based on the PV and PC dual-mode operation of stacked two-color QWIPs and the effects of tunneling resonance with narrow energy width of photoexcited electrons in DBQWs, which can explain qualitatively the voltage-controlled tunable behavior of the photoresponse of the two-color infrared photodetector. © 1996 American Institute of Physics.

    Notizen: We present experimental results on quantum-well photodetectors for visible and infrared dual-band detection. Large band gap top contacts were used on a standard GaAs/AlGaAs quantum-well infrared photodetector so that visible light could reach the quantum-well region and be absorbed via interband transitions. Two designs were investigated, using a high Al fraction AlGaAs and a short period GaAs/AlAs superlattice contact layer. The dual-band response spectral regions are 0.55–0.7 and 7–10 μm. Measured responsivities are about 0.7 A/W at 8.3 μm and 0.1 A/W at 0.63 μm under −6 V bias voltage. © 2000 American Institute of Physics.

    Notizen: The intrinsic short carrier lifetime (∼5 ps) makes the quantum-well infrared photodetector (QWIP) well suited for high speed and high frequency applications. In such cases, since lasers are commonly used, a high dark current can be tolerated. The most important parameter is then the absorption efficiency. For system simplicity and potential wide use, room temperature operation is desirable. Using GaAs/AlGaAs QWIPs, high absorption (∼100%) and up to room temperature operation are achieved in devices having high doping densities and 100 quantum wells. © 2001 American Institute of Physics.

    Notizen: mRNA expression of urokinase and plasminogen activator inhibitor-1 in human crescentic glomerulonephritis Aims: Weak staining for urokinase-plasminogen activator (uPA), tissue type plasminogen activator (tPA), or plasminogen activator inhibitor-1 (PAI-1) confined to crescents has been described in a few cases of severe crescentic glomerulonephritis. We evaluated the molecular mechanism by which these proteins are increased or induced within crescents. Methods and results: We examined uPA, tPA and PAI-1 mRNA expression in 12 renal biopsies with crescentic glomerulonephritis, and in six control renal biopsies with no detectable abnormalities by RNA in-situ hybridization. The expressions of uPA, tPA and PAI-1 proteins were also assessed by immunofluorescence. To better determine the cellular origin of uPA and PAI-1 transcripts, CD68 protein was studied by immunohistochemistry on the same sections on which in-situ hybridization had been performed. In controls, there were very low level signals of uPA and PAI-1 mRNAs in a few glomerular epithelial cells (GECs). Specific signals of uPA and PAI-1 mRNAs were detected in the cells forming crescents in all the cases with crescentic glomerulonephritis. However, weak expression of mRNA for tPA was detected in two cases only. Immunostaining for uPA and PAI-1 was positive in some but not all, cases of crescentic glomerulonephritis. A double-labelling study showed that the signal for PAI-1 and uPA mRNAs was mainly in CD68− cells. Conclusions: Local accumulation of uPA or PAI-1 in crescents is associated with enhanced mRNA expression of these proteins. The up-regulation of PAI-1 mRNA by GECs, in particular, could play a major role in the formation of persistent fibrin deposits and progression of the lesions in crescents. Whether up-regulation of uPA is an epiphenomenon or plays a pathogenic role in the formation of crescents remains to be clarified.
