    Notes: A semi-kinematic approach to x-ray diffraction of real crystals with small defects is proposed by incorporating an extinction function into the kinematic diffraction formula. The effect of multiple reflections is described by the extinction coefficient which can be calculated by Darwin's recursion relations. In this approach the intensity of the coherent scattering is related to the static Debye–Waller factor E, while the intensity of diffuse scattering is determined by the correlation function of the distortion field. When E=1, i.e., for perfect crystals, it gives exactly the same result as Darwin's theory does. The feasibility of this approach is demonstrated by investigating the reciprocal space mapping and the crystal truncation rod of a GaAs crystal. © 1997 American Institute of Physics.

    Notes: The reduction of extended defects in ZnSe based II-VI heterostructures grown by molecular beam epitaxy on (001) GaAs is reported, using BeTe buffer layers as a novel approach. After defect selective chemical etching three different types of etch pits could be observed by optical microscopy. By the application of a thin BeTe buffer layer the density of paired Frank type stacking faults could be strongly reduced to values below 103 cm−2. The role of Se in the background pressure for the defect nucleation at the II-VI/GaAs interface is significant. It has been found that BeTe can form a smooth interface to GaAs and ZnSe which is reflected in high resolution x-ray diffraction data. © 1998 American Institute of Physics.

    Notes: Strains in HgTe/Hg0.1Cd0.9Te superlattices grown on (211)B Cd0.96Zn0.04Te substrates have been investigated by high-resolution x-ray diffraction. The lattice mismatch, the tensile as well as the shear strain have been obtained by measuring symmetric and asymmetric diffraction profiles in different azimuths. These measured strain parameters are then used to extract from the diffraction profiles the chemical composition and thickness of individual layers constituting the superlattice period. The analysis is based on the theory of elasticity, in which the strain tensor components in partially relaxed epitaxial layers are calculated by minimizing the strain energy density. The method presented in this article is valid for the strain analysis of partially relaxed epitaxial layers grown on arbitrarily oriented surfaces. © 1997 American Institute of Physics.

    Notes: The E0 band gap energies and the lattice constants of zinc-blende Zn1−xMgxSe alloys grown by molecular beam epitaxy in the composition range of 0≤x≤0.95 are determined. A nonlinear dependence on the composition is observed for both the band-gap energies and the lattice con- stants of the ternary alloys. To our knowledge this is an initial report of a bowing in the lattice constant of a ternary II–VI alloy. Considering the bowings, the band-gap energy and the lattice constant of zinc-blende MgSe are extrapolated to be about 4.0 eV and 5.91 A(ring), respectively. © 1996 American Institute of Physics.

    Notes: The surface structure of molecular beam epitaxially grown HgTe(001) has been studied under in situ ultrahigh vacuum conditions. The as-grown samples were investigated by means of x-ray photoelectron spectroscopy (XPS), spot profile analysis of low-energy electron diffraction, reflection of high-energy electron diffraction and scanning tunneling microscopy (STM). They exhibited a c(2×2) surface reconstruction with an additional weak (2×1) component in both diffraction experiments. The surface was shown by XPS to be terminated with Hg atoms. In addition, by means of STM experiments, we have been able to resolve the atomic structure of the reconstructed surface and to detect domain boundaries along the [11¯0] direction whose local symmetry is twofold and, therefore, the probable cause of the weak (2×1) reconstruction. © 1998 American Institute of Physics.

    Notes: Beryllium chalcogenides have a much higher degree of covalency than other II–VI compounds. Be containing ZnSe based mixed crystals show a significant lattice hardening effect. In addition, they introduce substantial additional degrees of freedom for the design of wide gap II–VI heterostructures due to their band gaps, lattice constants, and doping behavior. Therefore, these compounds seem to be very interesting materials for short wavelength laser diodes. Here, we report on the first fabrication of laser diodes based on the wide band gap II–VI semiconductor compound BeMgZnSe. The laser diodes emit at a wavelength of 507 nm under pulsed current injection at 77 K, with a threshold current of 80 mA, corresponding to 240 A/cm2. © 1997 American Institute of Physics.

    Notes: Looking back upon the Puritan Holy Commonwealth from the vantage point of our Great Society, we recognize continuity, but it would be surprising if we were not more conscious of differences. Not the least of these, we might assume, would be the abandonment of a colonial ideal of theocracy in favor of a wall of separation between church and state in a thoroughly secularized world. Surely in a day when God is hidden or dead we do not look for any avenues of divine direction in mundane affairs or for some visible body of saints through whom God's continuing will for culture may be made known. Yet it has been urged that even after the Puritan theocracy collapsed “the Puritan vision of the political order subdued to God and operating under his will by his people was not lost. It persisted in American life through various transformations until thoroughly secularized.” The thesis deserves scrutiny, period by period, person by person. For our purposes we can find substantial evidence of a continuing theocratic ideal in such a suggestive period as the Great Awakening,2 when revivalist preachers and excited followers seemed to rattle and even threaten the structure of their own society, and certainly left a legacy of movements and causes to affect the body politic later. Towering over all other figures in the upheavals of the 1740's is that fascinating and enigmatic Puritan, Jonathan Edwards. The specific purpose of this paper is to inquire whether this contemporary of Davenport and Tennent—as well as Franklin and Mayhew—did what we might expect him to do: support and transmit a theocratic ideal.

    Notes: An image plate has been used as a detector for high-resolution X-ray diffraction of semiconductor heterostructures. A series of 2θ intensity distributions is recorded for different rocking angles ω for the sample and subsequently transformed to a reciprocal-space map. Maps of symmetric and asymmetric reflections of two samples are presented. A reduction in measurement time by a factor of 36 was achieved by recording information simultaneously along 2θ on the image plate compared to conventional measurement with a scintillation counter. Favourable results were obtained with broad reflections from samples with low structural quality and asymmetric reflections in the grazing exit geometry.
