    Notes: A model is proposed for the description of the current instabilities in GaAs-AlGaAs heterojunctions. It consists of three parts: the injection of electrons via the contact into the AlGaAs layer, the partial capture of these electrons in deep centers, and the change with time of the band structure. This last ingredient is crucial, since due to the increase of the total number of electrons in the AlGaAs layer the band bending decreases making real-space transfer from the AlGaAs layer to the two-dimensional electron gas possible. We have performed quasistationary simulations of the time dependence of the current. The velocities, average energies, capture rates, etc. were taken from Monte Carlo simulations. It turned out, that the parameters for the modeling of the contact, which are to a high degree unknown, play an essential role. © 1996 American Institute of Physics.

    Notes: The antiemetic effects of low dose droperidol (0.25 and 0.5 mg) and a placebo were compared in patients who had received prostaglandin for day case termination of pregnancy. The incidence of nausea and vomiting was high. Low dose droperidol significantly reduced postoperative nausea and vomiting without any delay in immediate recovery or discharge home (p 〈 0.05). Droperidol 0.25 mg was equally effective as an antiemetic, as 0.5 mg.

    Notes: In the theory of relaxed states of toroidal plasmas certain eigenvalues of the equation ∇×B=μB play a crucial role. These eigenvalues are associated with vanishing toroidal flux and determine the onset of current limitation in a toroidal discharge. In axisymmetric systems there are both periodic and axisymmetric eigenfunctions and it is important to know whether the eigenmode associated with the lowest eigenvalue is periodic or axisymmetric. This depends on the shape of the poloidal cross section and determines the nature of the current-limited discharge. The eigenvalues of periodic and axisymmetric modes have been computed in rectangular and elliptical cross sections and in reentrant Multipinch-like cross sections. The reentrant case required new numerical techniques, which are described. It is found that in rectangular and elliptic cross sections the lowest mode is always periodic. However, in the Multipinch a transition occurs in which the lowest eigenmode changes from periodic to axisymmetric as the "waist'' in the cross section is made narrower. The critical width is determined. These calculations suggest that in the GA Multipinch experiment [Nucl. Fusion 26, 255 (1986)] the current saturated discharge should be axisymmetric—unlike all other existing pinch experiments where it is periodic.

    Notes: The ultrafast carrier dynamics in the high electric field at an Au-GaAs interface has been studied experimentally as well as theoretically. The photoluminescence decay time is related directly to the carrier sweepout from the GaAs depletion region, i.e., to the time needed for photoexcited electrons and holes to leave this region. This decay time has been found to increase drastically with laser input power, ranging from a few picoseconds at low excitation to values of 10–20 ps at high excitation. These results indicate a significant retardation of the sweepout, which cannot be explained by intervalley scattering and space-charge effects. From our Monte Carlo calculations it has been found that the applied electric field collapses totally almost instantaneously after laser excitation due to the enormous excess of photoexcited charges. The sweepout only recovers after some time needed to recharge the device. © 1996 American Institute of Physics.

    Notes: We present calculations of the carrier capture efficiency into various types of quantum well lasers. The carrier capture into a quantum well can be due to either optical phonon emission or carrier-carrier scattering. Both capture mechanisms have been calculated and show oscillations as a function of the quantum well thickness. By optimizing the carrier capture efficiency the carrier accumulation in the barrier layers can be reduced, resulting in an improved modulation response and threshold current.
