Riassunto Si riportano i risultati di un'indagine sistematica condotta su soluzioni solide ottenute da fasi tetraedriche quaternarie a composizione generale AIB2 IICIIITe4. Sono stati esaminati i seguenti sistemi:a) Cu x Ag1−x Cd2InTe4, CuCd2xZn2(1−x)InTe4, CuCd2In x Ga1−x Te4 eb) Cu x Ag1−x Zn2x Cd2(1−x)Ga x In1−x Te4, ottenuti rispettivamente per singola e tripla sostituzione degli atomi nei siti cationici e caratterizzati attraverso analisi microscopiche termodifferenziali e röntgenografiche. Tutti i campioni si comportano come semiconduttori di tipop. La possibilità di modificare il segno e la densità dei portatori di carica è stata verificata sperimentalmente operando piccole variazioni nel rapporto stechiometrico dei cationi. Si riportano inoltre i risultati delle misure sulle proprietà fondamentali di transporto effettuate sul sistema Cu x Ag1−x Cd2InTe4.
Abstract:
Резюме Сообщаются результаты систематического исследования твердых растворов AIB2 IICIIITe4. Исследуются следующие системы:a) Cu x Ag1−x Cd2InTe4, CuCd2x Zn2(1−x)InTe4, CuCd2In x Ga1−x Te4 иb) Cu x Ag1−x Zn2x Cd2(1−x)Ga x In1−x Te4, полученные с помщшью однократного и трехкратного замещений в узлах катионов. Как следует из рентгеновского, DTA и микроскопического анализа все образцы представляют единственную фазу с кубической сфалеритической структурой. Исследо-ванные образцы ведут себя как полупроводникиp-типа. Эксперименталчно проверена возможность изменения знака и плотности носителей эа счет изменения стехиометрического отношения катионов. Приводятся резулчтаты для основных транспортных свойств системы Cu x Ag1−x Cd2Te4.

Summary The results of a systematic investigation on solid solutions derived from quaternary tetrahedral phases of AIB2 IICIIITe4 composition are reported. The following systems:a) Cu x Ag1−x Cd2InTe4, CuCd2x Zn2(1−x)InTe4, CuCd2In x Ga1−x Te4 andb) Cu x Ag1−x Zn2x Cd2(1−x)Ga x In1−x Te4, obtained by single (a)) and threefold (b)) substitutions at cation sites have been examined. As determined by X-ray, DTA and microscopic analysis, all samples appear to be single-phased with a cubic sphalerite structure. The examined samples behave asp-type semiconductors. The possibility of changing the sign and the density of carriers, by varying the stoichiometric ratio of the cations, has been experimentally verified. The results on the main transport properties for the Cu x Ag1−x Cd2Te4 system are reported.
