    Notizen: Device-quality Ga2O3(Gd2O3) thin films have been grown on GaAs using molecular-beam epitaxy. Photoluminescence measurements have been performed within a temperature range of 4.2–300 K. Detailed analysis on the peak position, peak width, and peak intensity has been compared with those of a conventional Al0.45Ga0.55As/GaAs sample, which is known to be the state-of-the-art structure of dielectrics/GaAs. Both the peak intensity and the peak width are very similar between the two. The results show an almost indistinguishable excellent quality between the Ga2O3(Gd2O3)/GaAs and the Al0.45Ga0.55As/GaAs samples. This demonstrates the superiority of the Ga2O3(Gd2O3)/GaAs structure and supports further the reported successfully manufactured GaAs metal-oxide-semiconductor field-effect transistors using this Ga2O3(Gd2O3) as the gate oxide. © 1999 American Institute of Physics.

    Notizen: We report an investigation of optical and electronic properties of a two-subband populated electron gas confined at a δ-doped Al0.48In0.52As/Ga0.47In0.53As heterostructure by the technique of far-infrared optically detected cyclotron resonance (ODCR). Oscillatory characteristics are observed in the ODCR spectrum, and interpreted in terms of the crossing between the Landau levels of the two-dimensional electron gas and the Fermi level from which the electron concentration and effective mass of the first and second subbands can be determined. Quite different effective masses associated with these subbands are obtained, reflecting the strong effects of conduction band nonparabolicity as well as polaron coupling in Ga0.47In0.53As quantum well. © 1996 American Institute of Physics.

    Notizen: Depth profiling measurements of photoluminescence on GaN epitaxial films grown on c-plane sapphire with metalorganic chemical vapor deposition have been performed. Dry etching technique of reactive ion etching is used with reactive gas of CCl2F2/H2/Ar under an operation power of 200 W. Before and after each etching, reflectivity and photoluminescence spectra are measured. Film thickness is determined from both the scanning electron microscopy and the interference oscillations of the reflectivity spectra. An excellent steady etching rate of 19.2 nm/min is established. The photoluminescence measurements show that both the near-band-edge and the yellow luminescence remain fairly constant until the film thickness of about 700 nm, and a large drop is obtained in the ratio of near-band-edge to yellow emission intensity under about 300 nm. Analysis shows that the yellow luminescence emitters are mostly confined within the near interface region, and supports the origin of yellow luminescence to be due to native defects instead of impurities. © 1998 American Institute of Physics.

    Notizen: Conclusion The Apollo 15 and 16 missions have been among the most successful of the Apollo missions in terms of scientific yield. The orbital experiments worked particularly well, furnishing information about the moon as well as data about the galaxy. The X-ray and gamma-ray experiments enabled us to map a relatively large part of the moon geochemically. These experiments clearly demonstrated that the moon's crust is chemically differentiated and the highlands feldspathic in character. Historically we were able to learn something about the moon's hidden face. The gamma-ray measurements showed an as yet unexplained asymmetry in the distribution of the radioactive elements K, Th and U. The alpha experiment showed an interesting increase in alpha emission in the region of Aristarchus which may perhaps indicate a still active region on the moon. Finally the galactic measurements provide some information on the behavior of Sco X-1 and Cyg X-1 on a longer time scale than had previously been observed.

    Notizen: Abstract The pH of water affects the accumulation of weak electrolytes by fish in the water. However, the relationships among water pH, weak electrolyte pKa and the rate and extent of accumulation of the weak electrolyte are poorly characterized. To better define these relationships, goldfish were immersed for varying periods of time in solutions of sulfonamides that were buffered at pHvalues from 5.4 to 9.4. Sulfapyridine, sulfisomidine, and sulfadimethoxine were chosen for investigation, because their pKa's, 8.4, 7.4, and 5.9, respectively, bracketed the pH of fish body fluids. Each fish carcass was assayed for the amount of sulfonamide that had accumulated. Several pharmacokinetic models were used to analyze the data. The model that best described the accumulation of the sulfonamides represented the fish as a single compartment having an apparent volume of distribution (V)and clearance constants for absorption of both the nonionized (kHA and ionized (kA)forms. Values of Vwere between 5 and 60% of the body weight of the fish. Values for kA were all approximately 0.2 μl/min/g fish, while values of kHA were 3–100 times larger than the corresponding kA values. The kHA values correlated with the isoamyl acetate/ water partition coefficients of the nonionized forms. The extent of accumulation of the sulfonamides showed two pH-independent regions, with the low pHregion having the greater accumulation. The pHmidway between the two regions was equal to the pKa of the sulfonamide. The accumulation half-lives were 1.5–4.5 hr and independent of the pHof the water.
