    Notizen: The intrinsic bistability in a symmetric resonant tunneling device (RTD) is simulated by the ensemble particle Monte Carlo technique, coupled with a simple model of the space- and time-dependent particle quantum dynamics inside the double-barrier region of the RTD. This model particle quantum dynamics is based upon the phase-time delay, which is obtained from a piecewise-linear-potential Airy function approach to the calculation of the transmission amplitude. An unambiguous hysteresis in the negative differential resistance (NDR) region of the current-voltage (I-V) characteristic is observed for a symmetric AlGaAs/GaAs double-barrier structure. The dynamical accumulation of carriers in the well is seen to be the cause of this marked bistability/hysteresis. However, the plateau-like features of the I-V curve are not resolved, although oscillations in the quantum well carrier density in the NDR are prominent. This article strongly suggests that a more accurate treatment of the space- and time-dependent particle quantum dynamics across the RTD is of paramount importance.

    Notizen: A random telegraphic noise (RTN) in a resonant tunneling device (RTD) has been found through a self-consistent particle Monte Carlo (MC) simulation with model quantum dynamics. The onset of RTN coincides with the onset of tunneling conduction, and with the onset of the low-current valley region of the current-voltage (I-V) characteristic. The simulation demonstrates the presence of the statistical capture and release of tunneling charged particles by the quantum well, which is similar to the capture and release of electrons by electron traps (defects, etc.). It is proposed that this may represent a novel mechanism for explaining the experimentally observed RTN behavior of large-area double-barrier structures since it is not restricted to small-area devices.

    Notizen: Abstract The low-temperature surface tension of4He is calculated in the excitation approximation based upon a fundamental microscopic theory. The low-temperature behavior is shown to be due entirely to the effects of the coexistence curve. The role of the excitations in surface tension calculations is clarified, and it is found that only bulk excitations contribute to the surface tension and that the excitations can be ignored up to 2.2 K with an error of about 1%. Consequently, the introduction of surface excitations must be interpreted as an attempt to calculate the effects of the coexistence curve on the surface tension.
