    Notes: High-temperature stable and smooth gate materials are required for self-aligned GaAs metal-semiconductor field effect transistor devices processing. Furthermore, the high Schottky barrier is beneficial to the GaAs digital logic circuits based on the enhancement mode field effect transistors. We report the high-temperature (up to 900 °C) stable MoAl2.7 Schottky contacts to n-GaAs with enhanced barrier heights from 0.67 to 0.98 V and low values of ideality factors after annealing. The surface of annealed contact is lustrous and smooth. The epitaxial AlxGa1−xAs layer, which induces the enhanced barrier height, at the interface of MoAl2.7/n-GaAs contact, has been clearly identified by the high-resolution cross-sectional transmission electron microscopy.

    Notes: Single quantum well active region vertical-cavity surface-emitting lasers (VCSELs) fabricated using a "native-oxide'' technique are compared with three quantum well active region VCSELs. The single quantum well active region exhibits improved transverse mode stability under a variety of operating conditions. The suggested reason is due to the reduced gain of the single quantum well, which results in greater lasing mode selectivity. For the single quantum well active region, a continuous wave threshold current of 178 μA at room temperature is measured for a 5 μm diam VCSEL and a pulsed threshold of 160 μA. © 1994 American Institute of Physics.

    Notes: A resonant cavity light emitting diode is fabricated which makes use of a Ag mirror/contact and a buried AlxOy/GaAs Bragg reflector. The buried AlxOy is formed by the selective conversion of AlAs. The differential light output efficiency is measured and found to be ∼5.5% when the AlxOy/GaAs reflector is present versus ∼2.5% for a control device without the AlxOy/GaAs mirror. The measured efficiencies are compared with calculations. © 1995 American Institute of Physics.

    Notes: We report a molecular beam epitaxy regrowth technique using a thin In layer for surface passivation. X-ray photoemission spectroscopy measurements show that an In layer as thin as a few tenths of an angstrom is adequate for the effective protection of the underlying III-V epilayers from carbon and oxygen contamination, while still providing exposure to the atmosphere. C–V depth profilings of the regrown pseudomorphic high electron mobility transistors (PHEMTs) reveal no significant residual charge carriers near the regrowth interface. The regrown PHEMTs with 1 μm gate length have a transconductance as high as 330 mS/mm and ft over 23 GHz. © 1995 American Institute of Physics.

    Notes: Computer simulation results reveal that the superradiant modes in free-electron laser amplifiers with high gain and long interaction length tend to degrade the amplifier performance. If these modes are kept at low levels, the amplifier efficiency can be significantly improved. This observation can be employed to interpret the recent MIT reversed guide field free-electron laser experiment.

    Notes: The fatty acid concentrations of different pork cuts and variety meats are presented as affected by diets supplemented with peanut oil, hydrogenated coconut oil, or hydrogenated coconut oil plus cholesterol. With the higher linoleate diet, greater proportions of linoleic acid were deposited in all parts, and with the higher oleate diet greater proportions of oleic acid were deposited in the liver, kidney, ham, skin, boston butt, fat hack, picnic, tongue, and bacon but not in the heart and chop. Only small proportions of lauric and myristic acids were present in all tissues studied although large proportions were consumed. Cholesterol feeding increased the liver linoleate and arachidonate contents and decreased the heart and kidney linoleate and arachidonate contents. Also, the liver and kidney stearate content increased, the liver palmitate content decreased, and the kidney palmitate content increased. With the same diet, the vital organs contained large proportions of arachidonate and were richer sources of linoleic acid than the depot fats and muscles.

    Notes: : The quality of phytoestrogenic licorice was studied by using both chemical and biological fingerprints. A recombinant yeast strain that consists of an estrogen responsive element linked with a reporter gene (ADE2) and a transformed human estrogen receptor–containing plasmid was used for screening and evaluation of estrogenic activity in licorice. Several estrogen-like components in licorice were screened, and licoisoflavone B and formononetin were identified. Licorice extracted with 70% ethanol showed 5 different patterns of chemical fingerprints (LR-A, LR-E, LR-F, LR-H, LR-K), as identified by chromatographic analysis. Among these, LR-E exhibited the strongest estrogenic activity, whereas LR-A, LR-F, and LR-H were in the middle, and LR-K had the weakest activity.

    Notes: The antifungal effect of butylated hydroxyanisole (BHA), butylated hydroxytoluene (BHT), tertiary butylhydroquinone (TBHQ) and propyl gallate (PC) alone or in combination on three toxigenic strains of aspergilli (NRRL 2999, NRRL 4123, NRRL 5835) and three nontoxigenic strains of aspergilli (NRRL 5521, NRRL 5917, NRRL 5918) was examined in a solid medium and in salami. BHT and PG (0.001,0.005,0.01,0.02g per plate) did not inhibit growth, sporulation, and toxigenesis of all six cultures. Aflatoxin production by toxigenic aspergilli (B1, B2, G1 and G2) in the presence of BHA, TBHQ, and a combination of BHA and TBHQ was reduced significantly (P 〈 0.05). In salami BHA, TBHQ alone or in combination at 100 ppm significantly (P 〈 0.05) decreased the aflatoxin production by aspergilli when compared to control samples. A combination of BHA and TBHQ showed synergistic inhibition in both studies (solid medium and salami studies).
