    Notizen: Abstract We have observed that hydrogen implantation in p-type boron-doped silicon material induces a neutralization of boron in a 10 μm deep region after the Schottky diodes have been heated at a 90° C temperature under reverse-biasing. The profile of neutralized acceptors can be reversibly shaped by successively applying different reverse biases.

    Notizen: Abstract Using the hydrogen neutralization of the boron acceptor, the diffusion of hydrogen is investigated in the temperature range 20 °–160 °C. The hydrogenation is performed by low-energy implantation. We observe a fast initial hydrogen migration, followed by a long-time diffusion phase that is described by an effective diffusion coefficientD eff=D 0 eff exp(−E a/kT) withD 0 eff–cm2s−1 andE a=(0.83±0.05) eV. No deeper hydrogen migration is detected for implantation times longer than − 30 min. Our data are explained by the build-up of a large amount of molecular hydrogen beneath the surface, which strongly hinders the transfer of the implanted hydrogen to the bulk. The thermal reactivation kinetics of the neutralized boron show a rapid initial step followed by a longtime thermally activated second order phase, which is limited by the recombination of hydrogen into molecules.

    Notizen: Abstract We have investigated the annealing behaviour of electrically-active defects induced in virgin n-type and residual in As+ implanted p-type silicon after laser irradiation, using the rapid thermal annealing technique (RTA). Spectra from deep level transient spectroscopy (DLTS) show that three majority carrier traps at E (0.32 eV), E (0.45 eV) and E (0.53 eV) were induced in the n-type Si after Nd-Yag laser treatment at 1.6 J cm−2. Annealing in a rapid thermal furnace at 600 °C for times between 5 and 60 s resulted in a linear decrease of the concentration of these defects and for times ≧ 60 s, they are no longer detectable. A similar result was obtained in the case of the multiple energy As+ implanted samples in which two majority carrier traps at H (0.30 eV), H (0.58 eV) and a minority carrier trap E (0.53 eV) completely disappeared after annealing for 45 s at 600 °C, in spite of the very high concentration of the H (0.58 eV) defect (〉1015 cm−3 up to a depth of about 1.5 μm). A comparison of the annealing rates of the E (0.32 eV) trap using the RTA and the conventional thermal annealing (CTA) techniques at 600 °C showed that the former is at least 30 times faster than the latter. Sheet resistance measurements show that the level of dopant deactivation, due to post-laser thermal treatment at 500 °C (in order to obtain the same reduction in residual defect concentration), is less in the RTA processed samples than in those annealed using conventional methods. These results lend strong support to the hypothesis of ionization-induced enhancement of defect annealing, and to our knowledge, represent the first report of the observation of the phenomenon using the RTA technique.

    Notizen: Abstract We have studied the influence of conventional and rapid thermal treatments at 850°C for 30 min and 10 s, respectively, on the recombination activity of theε9,ε13 (P-type) andε25 (N-type) grain boundaries in silicon. The analyses were made by scanning electron microscopy (SEM) working in the electron beam induced current mode (EBIC) and completed by minority carrier diffusion length measurements. The main result obtained from this study shows the importance of the rapid thermal process as a suitable thermal treatment for polycrystalline materials.

    Notizen: Abstract Objective: To determine whether differences in lung morphology assessed by computed tomography (CT) affect the response to positive end-expiratory pressure (PEEP).¶Design: Prospective study over a 53-month period.¶Setting: Fourteen-bed surgical intensive care unit of a university hospital.¶Patients and participants: Seventy-one consecutive patients with early adult respiratory distress syndrome (ARDS).¶Measurements and results: Fast spiral thoracic CT was performed at zero end-expiratory pressure (ZEEP) and after implementation of PEEP 10 cmH2O. Hemodynamic and respiratory parameters were measured in both conditions. PEEP-induced overdistension and alveolar recruitment were quantified by specifically designed software (Lungview). Overdistension occurred only in the upper lobes and was significantly correlated with the volume of lung, characterized by a CT attenuation ranging between –900 and –800 HU in ZEEP conditions. Cardiorespiratory effects of PEEP were similar in patients with primary and secondary ARDS. PEEP-induced alveolar recruitment of the lower lobes was significantly correlated with their lung volume (gas + tissue) at functional residual capacity. PEEP-induced alveolar recruitment was greater in the lower lobes with “inflammatory atelectasis” than in the lower lobes with “mechanical atelectasis.” Lung morphology as assessed by CT markedly influenced the effects of PEEP: in patients with diffuse CT attenuations PEEP induced a marked alveolar recruitment without overdistension, whereas in patients with lobar CT attenuations PEEP induced a mild alveolar recruitment associated with overdistension of previously aerated lung areas. These results can be explained by the uneven distribution of regional compliance characterizing patients with lobar CT attenuations (compliant upper lobes and stiff lower lobes) contrasting with a more even distribution of regional compliances observed in patients with diffuse CT attenuations.¶Conclusions: In patients with ARDS, the cardiorespiratory effects of PEEP are affected by lung morphology rather than by the cause of the lung injury (primary versus secondary ARDS). The regional distribution of the loss of aeration and the type of atelectasis –“mechanical” with a massive loss of lung volume, or “inflammatory” with a preservation of lung volume – characterizing the lower lobes are the main determinants of the cardiorespiratory effects of PEEP.

    Notizen: High-intensity pulse radiolysis, using a Febetron, has made it possible to obtain in a few microseconds homogeneous H2O2 concentrations of about 10-4 to 10-3M without any other reactive radiolytical product. The kinetics of the reaction of this H2O2 with a solute have been studied as a function of time for periods ranging from tens of microseconds to tens of milliseconds.An analytical model of this method is presented and then compared with the results of experiments in which the H2O2 concentrations are measured. The rate constant for the peroxidation of pentavalent vanadium is determined to be k = (5.7 ± 0.5) × 103M-1 plusmn; s-1.
