    Notizen: A simple atomic structure model was proposed for Ga1−xInxAs solid solution. Distortion energy caused by the differences in Ga-As and In-As bond lengths was calculated using the valence-force-field approach. Calculated bond lengths for Ga1−xInxAs agree well with the extended x-ray absorption fine structure data. The calculated mixing enthalpy which corresponds to the excess energy caused by distortions agree with that from phase diagram.

    Notizen: Using reflectance difference spectroscopy and transmittance difference spectroscopy, optical anisotropy in a quantum well wire array is directly observed at room temperature. The quantum wire array is a fractional-layer superlattice grown by metalorganic chemical vapor deposition on a vicinal (001)GaAs substrate. The size for quantum confinement of the wires is nominally 4×4 nm. Polarization dependence of optical absorption and refractive index is clearly observed between the directions parallel and perpendicular to the wires.

    Notizen: New GaAs quantum dot structures, called tetrahedral quantum dots (TQDs), are proposed to make a zero-dimensional electron-hole system. The TQDs are surrounded by crystallographic facets fabricated using selective area metalorganic chemical vapor deposition (MOCVD) on (111)B GaAs substrates. The calculated energy sublevel structures of zero-dimensional electrons in a GaAs TQD show large quantum size effects, because electrons are confined three dimensionally. GaAs and AlGaAs tetrahedral facet structures on (111)B GaAs substrates partially etched into a triangular shape were grown using MOCVD. Tetrahedral growth with {110} facets occurs in the triangular areas. The cathodoluminescence intensity map for GaAs tetrahedrons buried in AlGaAs shows the tetrahedral dot array.

    Notizen: (AlAs)1/2(GaAs)1/2 fractional-layer superlattices (FLSs) are grown on a (001) GaAs substrate, tilted slightly in the [1¯10] direction using metalorganic chemical vapor deposition. The periodic structures are analyzed by x-ray superlattice satellite diffraction. The results suggest that the step flow mode from monolayer step is a dominant crystal growth process. However, the satellite intensities drastically decrease under heavy Si impurity doping conditions (n〉2×1017 cm−3), showing that impurity-induced disordering occurs during fractional-layer growth. The growth mechanism under impurity doping conditions is also discussed.

    Notizen: We report on the fabrication of a dual-gated single-electron transistor (SET) based on a quantum dot (QD) formed by selective area growth of metalorganic vapor-phase epitaxy, and its low-temperature transport properties. We observe clear Coulomb oscillations in a SET fabricated in combination with direct growth of nanostructures and lithographically defined metal gates. The magnetic field dependence of the Coulomb oscillations as well as the Coulomb diamonds suggest strong carrier confinement in our QD. © 2002 American Institute of Physics.

    Notizen: Step ordering during fractional-layer superlattice (FLS) growth is observed by trans- mission electron microscopy. A cross-sectional transmission electron micrograph of an (AlAs)1/2(GaAs)1/2FLS shows that the steps of unequal spacings observed on a GaAs surface develop a sequence of uniformly spaced steps of single monolayer height during the growth. Comparison of the observed FLS structure with a numerical simulation based on the assumption of unequal incorporation probabilities of adatoms into up steps and down steps shows that a net flux into the up steps 2%–4% larger than that into the down steps is enough to reproduce the FLS growth. It is demonstrated that the FLS growth provides a unique opportunity to observe the step ordering process directly and determine the anisotropy of diffusion quantitatively.

    Notizen: We measure the room-temperature polarization-dependent nonlinear absorption and refractive-index spectra of a (Al0.5Ga0.5As)1/2(GaAs)1/2 fractional-layer superlattice (FLS) structure grown by metalorganic chemical vapor deposition. The anisotropic nonlinear effects between the directions parallel and perpendicular to the superlattice give rise to a nonlinear optical birefringence in the plane of the growth surface. From our measurements using a femtosecond optical pulse, we derive the magnitude and spectral shape of the nonlinear optical birefringence. We describe the basis of an all-optical polarization rotation switch using the FLS structure.

    Notizen: summary  The present study was conducted to investigate the relationship between mandibular movement (lateral excursion and masticatory movements) and craniofacial morphology in 16 patients with mandibular deviation, using a six degrees-of-freedom measuring device. (i) Mandibular deviation was found to be significantly related to frontal maxillary and occlusal plane angles. (ii) Three-dimensional non-working condylar and incisal path lengths were longer during the lateral excursion to the non-deviated side than to the deviated side, and the incisal path moved antero-inferior. (iii) The lateral motion range of the incisal path was wider during masticatory movement on the non-deviated side than on the deviated side, and the molar and non-working condylar path lengths corresponding to the lateral range of the incisal path were also longer on the non-deviated side. The group with posterior crossbite showed a significantly smaller horizontal range of incisal path, and also significantly smaller frontal projected incisal and molar path angles during masticatory movement on the deviated side than on the non-deviated side. These results suggest that lateral excursion and masticatory movements could be related to craniofacial morphology and posterior crossbite.

    Notizen: Abstract Intracellular degradation of poly(3-hydroxybutyrate) (PHB) in bacteria is not yet clear. The properties of the autodigestion of native PHB granules from Zooglea ramigera I-16-M were examined. The release of d(−)-3-hydroxybutyrate was observed only at pH values higher than about 8.5 and at relatively high ionic strength (optimal concentration 200 mM NaCl). Triton X-100 and diisopropylfluorophosphate inhibited this reaction. Addition of the supernatant fraction of Z. ramigera did not increase the release of d(−)-3-hydroxybutyrate from the native PHB granules. On the other hand, using the protease-treated PHB granules from Alcaligenes eutrophus as a substrate, PHB depolymerase activity was detected in the supernatant fraction of Z. ramigera cells. The soluble PHB depolymerase showed similar properties to the enzyme in the PHB granules. Since PHB depolymerase activity was found in fractions containing d(−)-3-hydroxybutyrate oligomer hydrolase activity, which were separated by DEAE-Toyopearl or by Sephacryl S-100, it is possible that the intracellular PHB depolymerase is identical to the oligomer hydrolase which has been purified already.
