    Notizen: Admittance spectroscopy has been used to determine the value of the valence-band discontinuity in a p-type GaAs/Al0.3Ga0.7As multiple-quantum-well system. The structures were multiple quantum wells grown by molecular-beam epitaxy on semi-insulating GaAs substrates. Three Be-doped (p-type) GaAs wells, 30, 35, and 40 A(ring) wide, were used in these measurements. The barriers were undoped. Based on our measurements and a Fermi-level determination from an 8×8 envelope function approximation calculation of the valence electronic structure of the GaAs/AlGaAs system, the valence-band discontinuity, ΔEv, was found to be 0.165 eV. Using established relations, the band-gap difference in the GaAs/AlGaAs system ΔEg for xAl=0.3 was calculated to be 0.429 eV, which, together with the valence-band offset determined in this work, gives the ratio of the conduction–to–valence-band offsets as 60:40. These values are in excellent agreement with those determined by capacitance-voltage profiling, thus confirming the utility of the admittance spectroscopic technique for determining the band discontinuities in band-gap-engineered materials.

    Notizen: Lattice-matched p-doped GaAs–Ga0.51In0.49P quantum well intersub-band photodetectors with three different well widths have been grown on GaAs substrates by metal-organic chemical-vapor deposition and fabricated into mesa structures. The photoresponse cutoff wavelength varies between 3.5 and 5.5 μm by decreasing the well width from 50 down to 25 A(ring). Dark current measurements as a function of temperature reveal activation energies for thermionic emission that closely correspond to measured cutoff wavelengths. Experimental results are in reasonable agreement with Kronig–Penney calculations. © 1995 American Institute of Physics.

    Notizen: A method is presented, based on photothermal ionization spectroscopy (PTIS), for determining the shallow minority-acceptor concentration in multiply doped silicon, over the concentration range 1013/cm3–1015/cm3. The method is an extension of a model developed previously for the PTIS response in a multiply doped semiconductor, which accounts for the experimentally observed change in signature, from negative to positive, of the lower-energy lines of the deeper acceptor as the temperature is increased. It uses a calculated curve of the dependence on the shallow-acceptor concentration of the temperature at which the change in signature occurs, for a given line, and compares it to a determination of this temperature from actual spectra for the sample. The method is applied to the determination of boron concentration in the Si(Ga,B) system.

    Notizen: Background limited infrared photodetection has been achieved up to 100 K at normal incidence with p-type GaAs/Ga0.71In0.29As0.39P0.61 quantum well intersubband photodetectors grown by low-pressure metalorganic chemical vapor deposition. Photoresponse covers the wavelength range from 2.5 μm up to 7 μm. The device shows photovoltaic response, the cutoff wavelength increases slightly with bias, and the responsivity increases nonlinearly with bias. These effects are attributed to an asymmetric quantum well profile. © 1995 American Institute of Physics.

A narrow low-temperature photoluminescence full width at half-maximum has been measured. Strong hole intersubband absorption has been observed at 9 μm, and its dependence on light polarization has been investigated.

    Notizen: Persistent photoconductivity has been observed at low temperatures in thin, unintentionally doped GaInP/GaAs/GaInP quantum wells. The two-dimensional electron gas was studied by low field Hall and Shubnikov–de Haas effects. After illumination with red light, the electron concentration increased from low 1011 cm−2 to more than 7×1011 cm−2 resulting in an enhancement of both the carrier mobility and the quantum lifetime. The persistent photocarriers cannot be produced by DX-like defects since the shallow dopant concentration in the GaInP layers is too low to produce the observed concentration. We suggest that the persistent carriers are produced by photoionization of deep intrinsic donors in the GaInP barrier layer. We also report observation of a parallel conduction path in GaInP induced by extended illumination. © 1995 American Institute of Physics.

    Notizen: Electronic transport properties of very thin undoped GaInP/GaAs quantum wells have been measured by temperature dependent low field Hall effect and by Shubnikov–de Haas effect. Strong Shubnikov–de Haas oscillations were observed after increasing the electron concentration via the persistent photocurrent effect. Low temperature mobilities of up to 70 000 cm2/V s at carrier concentrations of 6.5×1011 cm−2 were observed in a 20 A(ring) quantum well. The results are compared with the theory of interface roughness scattering which indicates extremely smooth interfaces; however, discrepancies between experiment and theory are observed.
