Übersicht Im Hinblick auf die Optimierung der Durchlaß-eigenschaften von pin-Dioden wird in dieser Arbeit der Einfluß der Strukturparameter auf die statischen Eigenschaften von pin-Dioden systematisch untersucht. — Die hierbei betrachteten Parameter sind die Träger-Träger-Streuung, die Endzonenrekombinationsparameter, die Temperatur, die Trägerlebensdauer, die Auger-Konstante und die Breite deri-Zone. — Die Untersuchungen zeigen, daß die Beschreibung der Träger-Träger-Streuung nach Davies zu einer höheren Durchlaßverlustleistung als die Anwendung der Fletcher-Formel führt und daß die Durchlaßspannung der pin-Diode vom verwendeten Überlagerungsgesetz für die Beweglichkeiten stark abhängig ist. — Es wurde weiterhin gezeigt, daß die Asymmetrie der Ladungsträgerverteilung im i-Gebiet auf den Einfluß der Träger-Träger-Streuung zurückzuführen ist und daß die Randkonzentrationen hauptsächlich durch die Endzonenrekombination bestimmt sind.

Contents In this paper the influence of the device parameters on the static behaviour of pin diodes has been systematically investigated with regard to the optimization of the forward properties of pin diodes. — The parameters studied are the carrier-carrier scattering, the recombination parameters in the end regions, the temperature, the carrier lifetime, the Auger constant and the width of thei-region. — The investigations indicate, that the description of the carrier-carrier scattering after Davies causes a higher forward power dissipation than the application of the Fletcher formula and that the forward voltage drop of the pin diode depends strongly from the applied superposition law of mobilities. — Furthermore it has been shown, that the asymmetry of the carrier distribution in the i-region is attributed to the influence of the carrier-carrier scattering and that the edge concentrations are mainly determined by the recombination in the end regions.
