    Notizen: A mapping technique has been developed that uses differential imaging to characterize semiconductor optoelectronic devices. Although the technique was developed for examination of optical modulators, it has been extended to provide information on the uniformity and bandgap of any material through which one can transmit light. The sharpness of the bandedge, maximum absorption strength, and the film thickness determine the sensitivity of the technique for any particular application. For example, the bandedge sensitivity in 100 periods of InGaAs/GaAs multiple quantum wells was ±20 μeV and can be detected at each location in the field of view in under three minutes. This technique has been applied to modulators designed using strained layer materials for use at a 1-μm operating wavelength.

    Notizen: The performance characteristics of ridge waveguide In0.2Ga0.8As/GaAs multiquantum-well lasers are reported. The lasers emit more than 50 mW/facet in the temperature range 20–100 °C in the fundamental transverse mode. The external differential quantum efficiency of 250-μm-long lasers is 0.4 mW/mA/facet. The internal optical loss is 14 cm−1. The optical gain is found to vary linearly with current. The increase in threshold current with increasing temperature in these lasers is primarily due to decreasing carrier lifetime (increased carrier loss) at high temperature. Increasing the heterobarrier height may further improve the high-temperature performance of these devices.

    Notizen: The high-speed modulation characteristics of ridge waveguide InGaAs/GaAs strained quantum well lasers have been investigated. The lasers have bandwidth of 12 GHz at 21 mW of output power. The differential gain coefficient, the nonlinear damping factor (κ factor) and the gain suppression coefficient (ε) are found to be 6.4 × 10−16 cm2, 0.6 ns and 6.2 × 10−17 cm3, respectively. The above differential gain coefficient and κ factor for InGaAs/GaAs strained quantum-well lasers are a factor of 2 larger than that for unstrained InGaAs/InP quantum-well lasers. The ε value for these strained and unstrained quantum-well lasers are comparable.

    Notizen: The realization of collector-up light-emitting complementary charge injection transistors is reported. The devices have been implemented in molecular-beam-epitaxy-grown n-InGaAs/InAlAs/p-InGaAs and n-InGaAs/InP/p-InGaAs heterostructures using a self-aligned process for the collector stripe definition. Electrons, injected over the wide-gap heterostructure barrier (InAlAs or InP) by the real-space transfer (RST) process, luminesce in the low-doped p-type InGaAs active layer. An essential feature of present devices, besides their self-aligned collector-up configuration, is a relatively heavy doping of the n-type emitter channel, with the sheet dopant concentration of 4×1012 cm−2. This ensures a higher uniformity of the electric field in the channel and provides a relief from RST instabilities at a high level of collector current (linear density ∼10 A/cm). Devices with InAlAs and InP barriers show rather different optical characteristics, mainly due to the different band lineups ΔEC/ΔEV in InGaAs/InAlAs and InGaAs/InP heterostructures, leading to different ratios between the RST current and the parasitic leakage of holes from the collector into the channel. At high RST current densities, the effective carrier temperature Te in the active collector layer, determined from the high-energy tails of the luminescence spectra, is strongly enhanced compared to the lattice temperature. This decreases the device radiative efficiency and leads to a thermionic emission of carriers out of the active layer.

    Notizen: We demonstrate the novel application of the scanning tunneling microscope to find and probe the electronic transport properties of single semiconductor nanostructures at temperatures from room temperature to as low as 1.5 K. The current-voltage characteristics of InGaAs/InAlAs resonant tunneling nanostructures clearly show negative differential resistance. From the dependence of the current on cross-sectional area the lateral depletion is estimated to be 300 A(ring).

    Notizen: The temperature dependence of threshold current of strained quantum well lasers is analyzed both experimentally and theoretically. The measurements are performed on ridge waveguide In0.2Ga0.8As/GaAs multiquantum well lasers emitting near 1 μm. The carrier densities at threshold of these lasers are measured using very short current pulse injection. A simplified calculation of the radiative, nonradiative recombination rates and the relationship between gain and carrier density in strained quantum well lasers is described. The results of the calculation are compared with experimental results.

    Notizen: We report the operation of strained-layer InxGa1−x As/GaAs 50- and 100-period multiple quantum well optical modulators at wavelengths ranging from 1.02 to 1.07 μm. Structures were grown on GaAs substrates, as well as on strain relief InxGa1−xAs buffer layers. Devices show favorable electrical characteristics and absorption contrasts up to 57% at the exciton peak. Optical modulation of a Nd:YAG laser is demonstrated, via operation of self-electro-optic effect devices at 1.064 μm.

    Notizen: Stimulated emission, obtainable at high optical pumping levels, has been used to follow the pressure dependence of the Γ-band gap of molecular beam epitaxial In0.53Ga0.47As on (001)InP. Hydrostatic pressure was generated using a diamond anvil cell, and all measurements were made at room temperature. The gap varies sublinearly with pressure for P(approximately-greater-than)10 kbar, having an initial slope of 12.44 meV/kbar. The deviation from a linear behavior is largely due to nonlinearities in the equation of state at higher pressures. The deformation potential (Xid+ (1)/(3) Xiu−a) =−(7.79±0.4)eV, for the Γ-band gap.

    Notizen: The linewidth enhancement factor α in an In0.2Ga0.8As/GaAs strained-layer multiple quantum well (MQW) laser has been determined from the spontaneous emission spectra below threshold. The measured α at the lasing wavelength is found to be 1.0 compared to a value of 5 typically observed for InGaAsP/InP double-heterostructure lasers. The smaller α shows that single wavelength strained MQW lasers may have smaller chirp width under modulation and also smaller cw linewidth.
