    Notes: This paper describes novel rapid thermal annealing for GaAs wafers under vacuum conditions (VRTA) using a three-zone lamp power control method. The developed RTA technology eliminates generation of crystallographic slip lines and wafer deformation due to the convection effect caused by ambient gas. A three-zone lamp power control method produced excellent uniformity in the activated layer, presenting the best data ever attained by RTA. Also, numerical simulation demonstrates improved temperature uniformity achieved by a three-zone lamp power control method which reduces the edge radiation effect. Moreover, we have found that VRTA technology is particularly effective for annealing large-size GaAs wafers, which are more easily deformed or slip-lined than 2-in. wafers. We have applied VRTA to fabricating ion-implanted n+ contact regions for self-aligned 0.5-μm-gate doped-channel hetero-metal-insulator-semiconductor field-effect transistors with a lightly doped drain, and have obtained excellent Vt uniformity, σVt=19 mV, on a 2-in.-diam wafer. These features, together with a simple wafer-supporting method, using several quartz pins, cause the improved VRTA technology to provide high throughput and production yield for high-performance short-gate GaAs integrated circuits.

    Notes: We have developed a new method for the determination of the crystal orientation of CuInSe2 by Raman spectroscopy. The single crystal of CuInSe2 has a (112) natural surface. On this surface we often observe slip lines, which construct a triangular shape. However, it is difficult to identify which corner is the projection of the c axis. We established a new method to identify the c direction by using Raman spectroscopy. This method is also effective for small single crystals down to the size of 1 μm.

    Notes: The influence of the crystallographic phase transformation on the work function was studied on a Co(0001) surface by a precise measurement of the contact potential difference. The characteristic hysteresis of the work function due to the hcp(arrow-right-and-left)fcc allotropic transformation was found. The work function changes abruptly by about 2 meV with the phase transformation while decreasing monotonically with temperature except in the transformation range. The contributions of the surface dipole barrier and the chemical potential of electrons to the work function are discussed from the point of view of cellular approximation.

    Notes: An automated ac susceptibility measuring system based on an ac mutual inductance bridge is described. A personal computer and a digital-analog converter are used to control the amplitude and phase of the compensatory signal which balances the bridge. An analog multiplier and a variable-resistance photocoupler are used in the amplitude and phase control circuits, respectively. The magnetic moment of a sample for a 1-μV output voltage is 3.8×10−6 emu/μV. Sufficient sensitivity was confirmed for an application to oxide superconductors.

    Notes: The terminating atomic plane of SrTiO3 (001) surface was investigated by means of coaxial impact-collision ion scattering spectroscopy (CAICISS). CAICISS spectra proved that SrTiO3 (001) surfaces of as-supplied substrates as well as of O2-annealed substrates were predominantly terminated with TiO2 atomic plane, while the SrO atomic plane came at the topmost surface of SrTiO3 (001) homoepitaxial film. This indicates the structural conversion of the topmost atomic layer from TiO2 to SrO occurred during the SrTiO3 homoepitaxial growth. The azimuth rotational CAICISS spectra exhibited a fourfold symmetry in the surface atom alignments, showing the square lattice structure of a terminating plane. © 1994 American Institute of Physics.

    Notes: The hypothesis was tested that variations in the temperature of gingival crevices are linked to variations in plaque formation. Fifty-nine abutment teeth to removable partial dentures were studied during four experiments, under various conditions of plaque formation, i.e. not brushing the teeth whilst wearing and not wearing dentures, and performing ordinary and then specialized tooth brushing whilst wearing dentures. The collation of temperature curves with plaque curves revealed a proportional relationship between the rate and magnitude of plaque formation and the rate and magnitude of the recorded temperature changes. Furthermore, the removal of plaque resulted in a reversal of induced temperature rises. The lowest crevicular temperatures were obtained with the practice of the specialized tooth brushing.

    Notes: Thermometry was used to study the effect of applying a toothbrush to three types of oral mucosae, in forty dental students. Brushing with an electric tooth brush resulted in an immediate fall in temperature, but 3 min later the temperature was significantly higher than before stimulation. The temperature changes were greater in gingival crevice and attached gingiva compared with alveolar mucosa. Moreover, it was found that a static application of the toothbrush produced temperature changes which were equal to those following a dynamic application.

    Notes: Temperatures were recorded in thirty-two gingival crevices adjacent to proximal surfaces of abutment teeth fitted with minor connectors of an open space design, and in thirty gingival crevices adjacent to proximal surfaces fitted with minor connectors of a closed design. During the 2 week experimental period, the twenty-seven removable partial denture subjects who were involved in the study kept the accumulation of plaque to a minimum by applying specialized tooth-brushing. Although an equal but small amount of plaque formed in both groups, the presumed minimal rise in temperature stimulated by this plaque did not prevent the two connector designs from showing disparate effects on the crevicular temperature. It was concluded that the open space design of minor connector is less conducive to irritation of the adjacent marginal gingiva than is the closed design.

    Notes: All the reported Japanese patients with group A xeroderma pigmentosum (XP) have two or three mutations at codon 116 in exon 3, codon 228 in exon 6, and the splicing acceptor site of intron 3 of XP group A complementing (XPAC) gene. A homozygote (XP390S) with a nonsense mutation at codon 228 has less severe neurological abnormalities than patients with the splicing mutation at the acceptor site of intron 3. As homozygotes for the nonsense mutation at codon 116, which truncates a carboxyl-terminal site of XPAC protein at an early part of its zinc-finger domain, have not been reported previously, the possible severity of associated neurological abnormalities was not known. We report a group A XP patient, XP180S, who had neurological abnormalities which were more severe than those in patients homozygous for the splicing mutation. The polymerase chain reaction product from exon 3 of the patient's XPAC gene was digested completely into three fragments by MseI restriction endonuclease. Thus, the patient was homozygous for the mutation at codon 116.

    Notes: Summary To see whether or not IgE-bearing epidermal Langerhans cells are specific to skin lesions of atopic dermatitis (AD), we performed immunohistochemical and immunoelectron microscopic examinations of dinitrochlorobenzene (DNCB) contact dermatitis lesions provoked in uninvolved skin of eight patients with AD. In all of the eight examined, IgE-positive epidermal Langerhans cells were observed in the DNCB dermatitis lesions. Typical staining of anti-IgE was absent in the epidermis of normal-appearing skin of five patients with AD. Thus, it is likely that IgE positive epidermal Langerhans cells non-specifically occur in different eczematous diseases provoked in patients with AD.
