    Notizen: Abstract The effect of needle radius, cone angle and shaft diameter on the threshold voltage and angular intensity — total current relationships for a Ga liquid-metal ion source (LMIS) was investigated. The variation of threshold voltage with needle geometry could be described in terms of the Taylor theory of liquid cone formation by electrostatic fields. The beam energy spread was mainly a function of total source current and was not a sensitive function of emitter geometry. Source angular intensity at a constant total current increased linearly with threshold voltage when the latter was altered due to source geometry.

    Notizen: A study has been conducted to determine the effects of flow configuration and reaction conditions on the performance of composite reverse osmosis membranes prepared by plasma polymerization of allylamine over a porous polymer substrate. It was established that superior membranes were obtained by using a gas-flow configuration avoiding direct monomer flow over the substrate. High rejections of NaCl could be attained when the plasma-deposited film was sufficiently thick to bridge all of the pores in the substrate. It was observed that in addition to influencing the rate of polymerization, the conditions used to sustain the plasma also affected the reverse osmosis characteristics of the deposited film. The effects of these conditions and other preparation procedures are discussed. Attempts to use infrared spectroscopy and ESCA to identify the relationship between polymer structure and reverse osmosis performance were not successful. ESCA did prove useful, though, in confirming an earlier postulated hypothesis that degradation of reverse osmosis performance is associated with the hydrolysis of nitrogen-containing structures in the plasma-deposited film.

    Notizen: Fundamental models have been developed to describe swelling and dissolution of glassy polymer thin films. The models account for solvent penetration by either Fickian or Case II diffusion mechanims. The convective flux due to local swelling as the solvent penetrates is included. Chain disentanglement at the polymer-developer solution interface is scaled with the local solvent concentration and polymer molecular weight using reptation theory. The effective surface concentration during dissolution is estimated by applying thermodynamics of swollen networks to the entangled polymer. Swelling and dissolution of thin polymer films have direct application to microlithography. Various molecular and processing parameters affect the outcome of resist development. The utility of the models for selecting appropriate developer solvents, minimizing resist swelling, and providing a better understanding of the swelling and dissolution of resists is demonstrated.

    Notizen: A study was made of the effects of hydrogen containing additives on the polymerization of tetrafluoroethylene in a radiofrequency low pressure plasma. The addition of ethylene and molecular hydrogen were found, under certain circumstances, to significantly increase the rate of polymer deposition. This effect is ascribed to the release of hydrogen atoms from the additive, which enhance the formation of fluorocarbon-free radicals and scavenges fluorine atoms. ESCA (electron spectroscopy for chemical analysis) spectra of the deposited films show that upon addition of hydrogen to the monomer, the F/C ratio of the film decreases and the H/C ratio rises. Hydrogen addition also influences the extent of crosslinking - a decrease being observed at low discharge power and an increase being observed at high discharge power.

    Notizen: The effects of solvent size, temperature, and polymer molecular weight on the swelling of poly(methyl methacrylate) (PMMA) thin films in low molecular weight alcohols were investigated using an in situ ellipsometer. Apparent activation energies were indicative of non-Fickian diffusion, although optical data showed substantial Fickian character for swelling in methanol and moderate Fickian character in ethanol. Penetration rates were strongly dependent on the solvent molar volume for methanol, ethanol, and isopropanol, but 1-butanol and 2-pentanol had rates similar to isopropanol. The effective cross sections of these longer molecules are similar to isopropanol, and this apparently explains the similar penetration rates. The effect of polymer molecular weight (MW) on methanol penetration rates (21-27°C) was investigated with monodisperse PMMA (Mn = 6.4-40.0 × 104 g/mol). A minimum at intermediate MW was observed. Isopropanol swelling rates (45-52°C) were insensitive to MW. The swelling data were also used to determine parameters for transport models that describe the swelling of thin polymer films.

    Notizen: The plasma polymerization of C2F4 was carried out in both continuous wave and pulsed rf discharges to establish the effects of reaction conditions on the kinetics of polymer deposition and the polymer structure. ESCA spectra of the polymer show evidence for —CF3, —CF2, and —CH2— groups. Under conditions favoring low deposition rates, the dominant functional group is —CF2—. At higher deposition rates the concentration of —CF2— groups is reduced and a more crosslinked polymer is produced. Both polymer deposition rates and polymer structures were essentially identical when using continuous wave and pulsed rf discharges.

    Notizen: Reverse osmosis membranes prepared by plasma polymerization of allylamine-nitrogen mixtures over a porous substrate were evaluated for the rejection of components present in washwater. The membranes exhibited high rejections for sodium chloride, potassium chloride, detergent, and dextrose. High rejections of urea could be achieved, but only at a sacrifice of water flux. Lactic acid could also be rejected but caused a degradation of the plasma-deposited layer.

    Notizen: Methane, ethane, propane, and n-butane were polymerized in a plasma created by a radio-frequency glow discharge. It was found that the kinetics of polymer deposition were similar for all monomers but methane. It is suggested that the deviation from “normal” behavior of methane may be due to the difference in mechanism of formation of reaction intermediates. The “characteristic map” for the plasma polymerization of ethane was determined. It was shown that, in addition to transparent films, powders may be formed at low pressures and low monomer flow rates and unstable discharges at high pressures and low flow rates. With increasing power input, the unstable regions are decreased while the powdery regions are increased. The rates of polymer deposition were found to depend on pressure, flow rate, and power. An empirical equation is proposed that relates the rates of deposition for ethane, propane, and n-butane to these parameters.
