    Notes: A laminar flow low-pressure chemical vapour deposition (LPCVD) system (LAM IntegrityTM) has been used to deposit tantalum pentoxide (Ta2O5) from Ta(OEt)5 films in the presence of oxygen (O2) at 470 °C at a typical deposition rate of 4 nm min-1. Uniformities of 〈1.5% (SD 1σ) over a 150 mm silicon substrate were obtained. The layers were annealed under different conditions. It was discovered that the films did not change their stoichiometry as determined by Rutherford backscattering (RBS). The as-deposited films were amorphous but became crystalline (β-Ta2O5) at temperatures 〉 700 °C. The transmission electron microscopy (TEM) results on crystallisation behaviour were supported by X-ray diffraction data. The electrical properties of the Ta2O5 films have been characterised using MIS (metal/insulator/silicon) capacitor structures. Leakage values of 〈10-6 A cm-2 at 6 MV cm-1 equivalent applied electric field and breakdown strengths of 〉7 MV cm-1 at 1.6 μA were obtained for annealed layers. Compound dielectric constants (native silicon oxide thickness of about 2.5 nm plus Ta2O5 of various thicknesses) between 14 and 〉30 have been measured. The electrical properties reveal the potential use of Ta2O5 as a storage capacitor dielectric in 64 and 256 Mbit DRAM (dynamic random access memory) devices.

    Description / Table of Contents: 2,6-Dioxymethyl-4-methylphenol was condensed at 130° to form almost exclusively polyoxybenzyl ether. The structure of these polymer chains was established by quantitative determination of the polycondensation split products and through the bromium values of the HBr hydrolysates of the polycondensation products. Comparatively high molecular polyoxybenzyl ethers can be divided into fractions by precipitation titration with benzene as a solvent and petroleum ether as a precipitant, whereby a precibitability γ* can be assigned to each fraction. For these fractions log M = a - bγ* in the molecular weight range 2,500 to 20,000. The molecular weights were determined in an osmometer described by Owens and Immergut. For the polyoxybenzyl ethers of sufficiently high molecular weight, integral and differential mass distributions can be determined, if the fractions with molecular weights under 2500 (D.P. = 17) are neglected. If, or how much, the experimentally determined mass distributions differ from the statistical ones cannot be clearly established.
    Notes: 2,6-Dioxymethyl-4-methylphenol wird bei 130°C derart kondensiert, dass hierbei fast ausschliesslich Polyoxybenzyläther entstehen. Die Konstitution dieser Polyätherketten wird durch die quantitative Bestimmung der Spaltprodukte bei der Polykondensation und durch die Bromwerte der HBr-Hydrolysate der Polykondensate bewiesen. Verhältnismässig hochmolekulare Polyoxybenzyläther lassen sich in Benzol als Losungs- und mit Petroläther als Fällungsmittel durch Fällringstitration in Fraktionen zerlegen, wobei jeder Fraktion eine Fällbarkeit γ* zugeordnet werden kann. Für diese Fraktionen gilt log M = a - b · γ* im Molekulargewichtsbereich von 2500 bis 20000. Die Molekulargewichte wurden mit einem Osmometer nach Owens und Immergut osmotisch twstimmt. Sind die Polyoxybenzyläther genügend hochmolekular, so können unter Vernachlässigen der Anteile mit Molekulargew-icht unter 2500 (P = 17) integrale und differentielle Massenverteilungen ermittelt werden. Es lässt sich nicht eindeutig feststellen, ob oder wie stark die experimentell ermittelten von den statistischen Massenverteilungen abweichen.

    Description / Table of Contents: Sodiumvinylsulphonate (VS-Na) shows a strong tendency for polymerization in concentrated aqueous solutions. The rate of polymerization and the conversion depend on the acidity of the solution. It was found that the molecular weight increases with the time of polymerization and with the conversion. Monomers like styrene, vinylacetate etc., which are insoluble or only partly soluble in water can be copolymerized with VS-Na in homogeneous solution with dimethylsulfoxyd as solvent.
    Notes: Natriumvinylsulfonat (VS-Na) zeigt in konzentrierten wäßrigen Lösungen eine ausgeprägte Polymerisationsneigung. Die Polymerisationsgeschwindigkeit und der erreichte Umsatz hängen stark von der Acidität der Lösungen ab. Es wurde gefunden, daß mit der Polymerisationsdauer und mit wachsendem Umsatz auch die Molekulargewichte der Polymerisate ansteigen. Wasserunlösliche oder nur begrenzt lösliche ungesättigte Verbindungen wie Styrol, Vinylacetat und andere können in Dimethylsulfoxyd in homogener Lösung mit VS-Na copolymerisiert werden.

    Description / Table of Contents: It is possible to isolate pure methyl linoleate hydroperoxide from autoxidized methyl linoleate by counter current distribution. Application of the method to higher autoxidized products (up to 200 Mol% O2) yields secondary products; the content of hydroperodxide decreases rapidly. The autocatalyzed character of the autoxidation can be observed up to a conversion of 100 Mol%.
    Notes: Mit Hilfe der Gegenstromverteilung kann man Linolsäuremethylesterhydroperoxyd aus autoxydiertem Linolsäuremethylester in reiner Form isolieren. Bei der Anwendung der Verteilung auf höher autoxydierte Produkte (bis 200 Mol%) werden Sekundärprodukte gefunden, während der Anteil des Hydroperoxydes stark abnimmt. Die Autokatalyse der Autoxydation wird bis zu einem Umsatz von 100 Mol% beobachtet.
