Notes: Abstract Nominally undoped InP wafers have been annealed in a phosphorus atmosphere under a pressure of about 5 bar at temperatures of 900 °C for about 80 h. It was found that the electrical properties of the samples changed considerably after this treatment. A room temperature resistivity of up to 2×107Ωcm (semi-insulating behaviour) was obtained in the bulk of the samples. The resistivity finally obtained depends on the starting carrier concentration of the untreated samples. The Hall coefficient and Hall mobility have been measured up to 600 °C. The results can be interpreted in terms of a deep electronic level (E A=0.63 ... 0.65 eV below the conduction band). The Hall coefficient was always found to be negative resulting in a Hall mobility of 1.4 to 4.9×103 cm2/Vs. The highest resistivity in nominally undoped bulk InP so far reported in the literature [1] was ϱ=3.6 × 105Ωcm. Therefore, this paper demonstrates for the first time that a really semi-insulating behaviour of ϱ〉107 Ωcm can be achieved for bulk InP with the purity of nominally undoped material (1015 to 1016cm−3).

Notes: Abstract We have measured the cusp electron yield in coincidence with the transmitted charge state (He0, He+ and He++) when3He+ collides with He and Ne under single collision conditions. For the first time this enables the electron capture to the continuum (ECC) yield to be directly compared with that from electron loss to continuum (ELC). While the ECC contribution is smaller than that from ELC at high projectile velocities (V p 〉3 au) the data suggest that ECC will dominate belowV p =2.8 au. The relevance of the results to the projectile velocity dependence of existing capture theories is discussed.

8 mm) entwickelt.
Notes: Summary Investigations have shown that the normal 4.5 mm Steinmann-nails with a central thread are the weakest part of external fixation systems. Therefore we developed a 4.5 or 7 mm screw-nail with the thread of AO cortical screws. In experimental studies we found that mounting forms with the new screw-nails were up to 40% more stable in comparison to those with conventional Steinmann pins. First clinical trials were successful. In analogy to our screw-nail we developed a modified Schanz screw (5 or 8 mm diameter).

Notes: Summary In an experimental study we compared different constructions of external fixators in bone models under excentric load with reference to the movements in the fracture space. Four modified Schanz screws 5/8 mm in diameter in the lateral bracket of a type-III femur fixator gave even greater stability than a construction with six normal 5-mm screws. We conclude that if our modified Schanz screws are used in external fixation the number of implants can be reduced while the stability is rendered even greater.
