    Notizen: Buried wires with lateral potential barriers provided by AlGaAs/GaAs heterointerfaces have been fabricated by wet etching and metalorganic chemical vapor deposition regrowth. Burying the wire was proven to enhance the electrical transport properties; for example, it decreased the critical width and increased the subband energy separation. Two-dimensional simulation using the Poisson equation was performed to obtain the potential profile of both as-etched and buried wires. The quantum energy levels corresponding to the lateral confinement were calculated for the obtained potential profiles. The calculated energy separations agreed well with the experimental ones and the subband energy separation of the buried wire was larger than that of the as-etched wire for the same effective width. These results show that burying wire is effective for creating strong lateral confinement.

    Notizen: Fundamental processes such as charge generation, trapping and emission, and collection in scanning deep level transient spectroscopy (SDLTS) are analyzed. It is concluded that SDLTS is more sensitive to minority-carrier traps than to majority-carrier traps and that a two-dimensional map of SDLTS peak signal magnitude, i.e., SDLTS image, of minority-carrier traps does not necessarily show the trap concentration distribution. A practical equation for trap concentration is derived by utilizing an electron beam induced current. Concentration of a hole trap with an activation energy 0.45 eV in an n-type as-grown liquid encapsulated Czochralski GaAs is calculated to be 1×1016 cm−3.

    Notizen: The electromagnetic acceleration of projectiles with an ablator using sequential Z pinches in a cylindrical electrode array is studied analytically under an assumption that every stage of the Z pinches, except the first one, is triggered automatically by the Z pinch following after the projectile. The effect of ablation on the acceleration of the projectiles is considered in detail, as well. The force distribution on the base of the projectile changes significantly when the contribution of the ablation to the total acceleration is taken into account. A method of equalizing the stress in the projectile in order to overcome the stress barrier of hypervelocities is also discussed.

    Notizen: We observed the internal structure of an oil/wax/water/surfactant system using a scanning electron microscope to investigate the relationship between its hardness and state of wax crystal. The molten wax (hydrogenated jojoba oil, ceresin, polyethylene wax, carnauba wax, or microcrystalline wax) was cast in a home-made spiral mold of aluminum foil for preparing the test specimen for SEM observation. In hydrogenated jojoba oil a fine frame-like crystal structure, the so-called ‘card-house structure,’ was observed but not in other waxes. The mixture of hydrogenated jojoba oil and water showed a few small droplets deposited on the roundish wax frame-like structure. On the other hand, waxes other than hydrogenated jojoba oil did not change their internal structure when they were mixed with water. This result suggested that hydrogenated jojoba oil showed uniquely high affinity for water. In the system of oil, water, surfactant, and various kinds of waxes, their crystal structure, hardness, and the shape of dispersed water particles were remarkably changed with the combination of waxes. In the system with ceresin and carnauba wax, the hardness measured by a card-tension meter was high, and the internal crystal structure was fine and amorphous. The water particle in the ceresin and carnauba wax system had a smaller diameter than that in the system containing hydrogenated jojoba oil. The system containing hydrogenated jojoba oil showed a card house-like wax crystal structure without high hardness. It was considered that the wax crystal structure played an important role in providing hardness and in contributing to the water distribution in the oil/wax/water/surfactant system.

    Notizen: We have developed a technique to form Si microstructures at preassigned positions on Si substrates. The key element of this technique is resistless patterning of ultrathin SiO2 mask layers by direct electron-beam exposure. Selective-area growth of Si was accomplished by two different chemistries: flow-modulated plasma-enhanced chemical vapor deposition (CVD) at 473 K or ultra-high-vacuum CVD at 853 K. Epitaxial deposition was achieved by the latter growth method when a mask layer with minimum thickness for deposition selectivity (approximately 0.2 nm) was employed. © 1999 American Institute of Physics.

    Notizen: The recombinant bacillus Calmette–Guérin (rBCG) secretion system utilizing an extracellular α antigen of Mycobacterium kansasii (α-K) was characterized biochemically and immunologically. The human immunodeficiency virus type1 (HIV-1) p17gag B cell epitope fused to α-K was secreted in extremely large amounts. At least three mice out of seven inoculated with rBCG generated high titres of antibody to the epitope. The long-lasting antibody production persisted more than 14 months.

    Notizen: Hatchery-reared honmasu salmon Oncorhynchus rhodurus × masou parr released into the Yanagisawa River, Tochigi Prefecture on 24 June 1996 increased significantly in length and weight by November, while siblings retained in hatchery tanks did not. Plasma growth hormone (GH) levels of the released parr increased from 1 day after the release until 23 August, while the GH levels of the wild parr in the river did not increase. The released parr started to consume various natural prey organisms within a day after release. However, stomach fullness of the released parr was considerably lower than that of the wild parr during the first week following release. Trypsin activity in the released parr increased after 23 August, 2 months post-release. The results demonstrate that the released parr adapt to the natural river environment within weeks. Endocrine control by GH and exocrine pancreas activity appear to play important roles in the post-release adaptation processes.
