    Notes: A picosecond-range all-optical modulation based on the nonlinear interaction between interband- and intersubband-resonant light in GaAs/AlGaAs multiple quantum wells was demonstrated. A free electron laser (FEL) with a very short pulse width (〈10 ps) was used for the intersubband excitation. The dependence of the modulation depth on the wavelength of the intersubband-resonant light was investigated by utilizing the wide tunability of the FEL. The result is in good agreement with the intersubband absorption spectrum of the multiple quantum wells measured by FT-IR spectroscopy, which indicates that the observed modulation is indeed based on the intersubband transition induced by the FEL. © 1996 American Institute of Physics.

    Notes: Modulation of interband-resonant light (∼800 nm) by intersubband-resonant light (5–7 μm) was investigated in n-doped AlGaAs/GaAs multiple quantum wells by a two-color femtosecond pump-probe technique. Modulation with a recovery time of ∼1 ps is observed in a plainer-type modulation device at room temperature. The modulation of interband absorption coefficient is ∼1000 cm−1 when the energy density of the intersubband light pulse is ∼4 fJ/μm2. The modulation efficiency indicates that 99% modulation can be achieved with a control pulse energy of ∼1 pJ when a conventional waveguide-type device structure is utilized. The mechanism which determines the modulation speed is discussed in terms of carrier relaxation process. It is shown that the modulation speed is mainly determined by the inter- and intrasubband relaxation times, where the latter is influenced by hot phonon effects. © 2000 American Institute of Physics.

    Notes: An improvement of an all-optical modulation scheme that utilizes an intersubband transition is proposed and investigated in connection with intersubband carrier relaxation dynamics. N-doped GaAs/AlGaAs quantum wells are pumped by an ultrashort (∼120 fs) intersubband-resonant pulse and probed by an interband-resonant white-light continuum. Ultrafast modulation speed of ∼0.4 ps is demonstrated, which is faster than that of the previous scheme by as much as a factor of 10. It is found that a large part of the carriers, which are excited from the first conduction subband to the second conduction subband, transfer to unknown trapping states at a relaxation time that is comparable to that of the pump–pulse duration. The existence of the carrier relaxation path via L valley subbands is strongly suggested as the cause. © 2001 American Institute of Physics.

    Notes: Growth temperature (TG) dependence of the acceptor concentrations (NA) in Al0.1Ga0.9Sb grown by liquid phase epitaxy in a very wide growth temperature range (250–500 °C) was investigated. It was found that NA varies with TG down to 350 °C as NA ∝exp(Ea/kBTG) with Ea=0.47 eV and that below 350 °C NA fluctuates depending highly on growth conditions. Acceptors in Al0.1Ga0.9Sb grown above 350 °C were concluded to be intrinsic. These observations were successfully made using the improved extremely low-temperature growth process. The evaluation technique of measuring the impurity concentration in a thin epitaxial layer on the conductive GaSb substrate by C-V characteristics of metal-insulator-semiconductor structures was employed.

    Notes: In embryos morphogenetically active cells transiently express the cholinergic system comprising cholinesterase activity and muscarinic acetylcholine receptors. Malignant melanomas develop from melanocytes, which are derived from the neural crest. Neural crest cells express the embryonic muscarinic system during migration. Using the monoclonal antibody M35, we now show that normal melanocytes carry no muscarinic receptors, whereas malignant melanoma cells express them again. In primary melanomas and metastatic melanomas, we identified muscarinic receptors in solid strands or groups of atypical cells. In all primary malignant melanomas studied we found inhomogeneous distributions of M35-inimunoreactivity subdividing the tumors into three different zones. In the tumor center, groups or single cells often showed only little or even no immunofluorescence. In contrast, pericentrally we detected strong immunostaining in the conglomerations of atypical melanocytes. In the peripheral infiltration zone, intensely fluorescent cells in clusters or single, were spreading into the normal tissue, leading to a more patchy staining pattern. Melanocytes of nevi also possess muscarinic receptors, showing similar distribution patterns as in the melanoma. We suggest that in malignant melanomas muscarinic receptors might play a regulative role in infiltrative growth and metastasis.

    Notes: Abstract We examined biochemically the lysosomal enzyme activities in tear fluids from patients with mild myopia, senile cataract, and Terrien's marginal corneal degeneration. Tear acid phosphatase activities in Terrien's degeneration were almost the same as those in mild myopia and senile cataract, while those ofN-acetyl-β-d-glucosaminidase in Terrien's degeneration were higher. The high activity of tearN-acetyl-β-d-glucosaminidase may be derived from the lacrimal gland and infiltrate histiocytelike cells in Terrien's marginal corneal degeneration.

    Notes: Abstract This study used reverse transcription polymerase chain reaction (RT-PCR) to examine heparan sulfate proteoglycan (HS-PG) mRNA expression levels during stone formation in the rat kidney. Total RNA in kidneys was extracted and converted to cDNA. PCR products were resolved by electrophoresis on 1.5% agarose gel and visualized with ethidium bromide. Fragment intensity and area were measured using an image analyzer. Control cyclophilin and HS-PG mRNAs were expressed in all samples examined as 235 by and 506 bp bands, respectively. Cyclophilin expression in the normal group was not significantly different from expression in the group that formed stones. However, the level of HS-PG mRNA expression apparently increased in calcium oxalate (CaOx) microlith. The findings suggest an association between CaOx nephrolithiasis and expression of HS-PG in the rat kidney.

    Notes: Summary.  At 5 wk after the intraperitoneal infection of murine cytomegalovirus (MCMV) in adult (C3H/He × BALB/c) F1 (CBF1) mice, MCMV-DNA was noted mainly in the salivary glands (SG). Since graft-versus-host reaction (GVHR) is well known as a major risk factor for CMV reactivation, parental BALB/c spleen cells were then intravenously transferred to these mice to induce GVHR. A high copy number of full-length MCMV-DNA was thus observed in the lungs as well as the hearts and livers at 4 to 6 wk after the cell transfer, whereas the copy numbers in SG after the cell transfer were comparable to those before the transfer. It was therefore suggested that the amount of MCMV-DNA noted in these organs had been increased by GVHR. However, no transcripts of MCMV-DNA could be detected. Since a marked expression of mRNA of inducible nitric oxide synthetase (iNOS) was noted in the lungs and the hearts during the course of GVHR, the role of NO in the increase of MCMV-DNA after the cell transfer was next examined. The administration of L-arginine, a substrate for NO, increased the amount of MCMV-DNA in the lungs and the hearts after the induction of GVHR. In contrast, the material which suppressed iNOS induction inhibited the emergence of MCMV-DNA. Therefore, the NO generated during the course of GVHR increased the amount of the viral DNA in the lungs and the hearts of the mice latently infected with MCMV. If the increase in the amount of viral genome is the initial step of viral reactivation from the latent state, then NO would thus trigger the initial step of the reactivation of the DNA virus. As the lungs are the major organ to produce NO after systemic stimulation, the observations of this study may explain why the lungs are the major site of CMV latency and why GVHR triggers CMV reactivation. These findings are thus considered to demonstrate that NO plays a novel role in viral infection.

    Notes: Abstract Sapphire plates, cut parallel to an {0001} plane, have been implanted with 300 keV nickel ions to doses ranging from 5×1012 to 1×1017 Ni cm−2 at specimen temperatures of 100, 300 and 523 K, in order to investigate the effect of implantation temperature on the mechanical property changes in sapphire caused by ion implantation. The measured changes in surface hardness, surface fracture toughness and bulk flexural strength were found to depend strongly on the implantation temperature, and were largely correlated with the residual surface compressive stress measured by using a cantilever beam technique. The surface amorphization that occurred only by the implantation at 100 K and at doses larger than ∼2×10s15 Ni cm−2 reduced the hardness to ∼0.6 relative to the value of the unimplanted sapphire, and considerably increased the surface plasticity. Furthermore, the amorphization was found to involve a large volume expansion of ∼30% and to change drastically the apparent shape and size of a Knoop indentation flaw made prior to implantation. This effect was suggested to reduce stress concentrations at surface flaws and hence to increase the flexural strength.
