    Notes: The measurement of the specific contact resistance, ρC, and microstructural analysis at the metal/diamond interface were carried out for diamond with various acceptor concentrations, NA, in order to understand the carrier transport mechanism at the metal/diamond interface. The ρC measurements were carried out for polycrystalline boron-doped semiconducting diamonds which were prepared by the microwave plasma chemical vapor deposition. The acceptor concentrations, estimated by the boron concentrations measured by secondary ion mass spectroscopy, ranged from 3×1018 to 3×1020 cm−3. Ti and Mo films, which form carbides with diamond, were deposited on the diamonds using the electron-beam evaporation technique. The ρC values were measured by the circular transmission line method before and after annealing at temperatures in the range of 400–600 °C. The dependence of the ρC values on the acceptor concentrations suggested that the dominant transport mechanism was the field-emission for the diamond with NA around 1020 cm−3 and the thermionic-field-emission for the diamond with NA from 3×1018 cm−3 to 4×1019 cm−3. The ρC values of the Ti contacts were observed to decrease upon annealing, whereas those of the Mo contacts decreased gradually with increasing annealing temperature. However, the ρC values of both the Ti and Mo contacts reached at the same value of ∼1×10−6 Ω cm2 after annealing at 600 °C for the diamonds with NA higher than 1020 cm−3. Note that the ρC values of the Mo contact were extremely stable at high temperatures: the ρC values did not deteriorate after annealing at 600 °C for more than 3 h. The thermally stable molybdenum carbide (α-Mo2C) and amorphous layers were observed at the Mo/diamond interface after annealing at 600 °C by cross-sectional transmission electron microscopy and x-ray diffraction.

    Notes: The microstructural factors limiting the critical current density Jc have been investigated for the silver-sheathed Bi2223 tapes prepared by the powder-in-tube technique. In a hierarchy among them, which factor is the most effective in determining Jc depends on how extensively each of them occurs. The Jc was found to increase when the volume fraction of 2223 phase increases, suggesting the importance of the connectivity among 2223 grains. The Jc also increased with decreasing amount of residual carbon. The temperature and magnetic field dependences of Jc indicated characteristics of Josephson currents through superconducting–normal–superconducting barriers. After a discussion based on the alternative current limiting mechanisms proposed up to now, it is suggested that the homophase grain boundary limits the Jc. © 1996 American Institute of Physics.

    Notes: The contact resistance (Rc) measurements and microstructural analysis at the metal/diamond interfaces were carried out by depositing a variety of metals on the polycrystalline B-doped diamonds which were prepared by microwave plasma chemical-vapor deposition. The Rc values, which were measured by the transmission line method, were found to be dependent on the electronegativities of the metals, and the lower Rc values were obtained for the metals with higher electronegativity. The Rc values of the Ti and Mo contacts decreased upon annealing at elevated temperatures, and the TiC and Mo2C compounds were observed at the metal/diamond interfaces by cross-sectional transmission electron microscopy and x-ray diffraction. The reduction of the Rc values is believed to be due to creation of crystal defects induced by formation of the carbides. The present experiment suggests that the electronegativities of the metals would provide guidance to select Schottky and ohmic contact materials of future diamond semiconductor devices. However, we have a concern in use of semiconductive polycrystalline diamond films as their substrates.

    Notes: The carrier transport mechanism through the p-diamond/metal interface was studied by measuring specific contact resistances (ρc) using a transmission line method for Ti, Mo, and Cr (carbide forming metals) and Pd and Co (carbon soluble metals) metals contacting to the boron-doped polycrystalline diamond films. Schottky barrier heights (φB) of around 0.5 eV were measured for the annealed contacts. The present result indicates that formation of thermally stable graphite layers at the diamond/metal interfaces upon annealing would pin the Fermi level of the p-diamond. This model led to the preparation of in situ Ohmic contacts by depositing a thin diamondlike carbon on the p-diamond surface prior to metal deposition, and also to excellent Schottky contacts with breakdown voltages higher than 900 V. The present experiment concluded that the existence of a graphite layer at the diamond/metal interface controlled the electrical properties through the p-diamond/metal interface. © 1997 American Institute of Physics.

    Notes: Four dermatofibromas (DF), 2 dermatofibrosarcomata protuberans (DFSP), 2 atypical fibroxanthmas of the skin (AFX), and one malignant fibrous histiocytoma (MFH) were studied by explant culture technique and scanning electron microscopy. Differences in the cellular atypism, phagocytic activity and motility were observed between histiocyte-like cells extending from a DF and DFSP group and an AFX and MFH group. Such cytological characteristics was maintained during in vitro transformation of the cells into fibroblastic cells. It was concluded that culture behaviors of the cells from each tumor group correlated well with in vivo growth and histologic features. We feel that examination of m vitro morphology of fibrous histiocytomas may prove useful in arriving at a correct diagnosis.

    Notes: We report a patient with a cytologically atypical hemiosiderotic histiocytoma that histologically suggested a sarcoma. The lesion is differentiated from atypical fibroxanthoma and fibroxanthosarcoma, We wish to emphasize the benign nature of this variant of histiocytoma whose extreme cellular atypicality may simulate a sarcoma.

    Notes: We report a 3-month-old male infant with marked folding of the skin, who manifested mental retardation and delayed growth at the age of 31 months. Histological examination of the folded skin disclosed smooth muscle hamartomatous changes. To our knowledge, this represents the third reported case of folded skin with an underlying smooth muscle hamartoma.

    Notes: Measurements of cell cycle kinetics using an immunoperoxidase method employing monoclonal anti-bromodeoxyuridinc (BrdU) antibody were compared with an autoradiographic method using [3H]-thymidine. The methods were applied to epithelial cells grown from explants of normal skin and basal cell carcinoma (BCC), and to fibroblasts from normal skin, hypertrophic scar and keloid.In normal keratinocytes the number of peroxidase-positive cells was higher than the number incorporating [3H]-thymidine, because of the presence of labelled cells in the centre of the explants in the former. The epithelial cells from BCC gave a mean (± SD) of 4.9 ± 1.2% peroxidase-positive cells, while no cells were labelled with [3H]-thymidine. In dermal fibroblasts from normal skin and hypertrophic scar the percentages of peroxidasc-positive cells did not differ significantly from the [3H]-thymidine labelling indices.The immunological method has advantages over [3H]-thymidine autoradiography in that it avoids radioactive material and the proportion of cells labelled by the two methods is the same.
