Zusammenfassung Die Abhängigkeit der Austrittsarbeit von einem angelegten elektrischen Feld (Schottky-Effekt) wurde an Silizium mit Hilfe der Thermoemission zwischen 1200°K und 1600°K sowie mit der Photoemission bei Zimmertemperatur im Vakuum von besser als 1×10−10 Torr untersucht. Die Emissionsstrom-Feld-Charakteristik der thermisch bei 1620°K gereinigten Kathoden zeigt das Verhalten einer Oberfläche mit isotroper Austrittsarbeit und kann mit der für Metalle abgeleiteten Formel von Schottky beschrieben werden. Dabei ist aber im Gegensatz zu den Metallen die Steigung der Schottky-Geraden eine Funktion der Temperatur. Die Steigung nimmt mit zunehmender Temperatur zu und erreicht knapp unter dem Schmelzpunkt den metallischen Wert. Aus der Verschiebung der extrapolierten Schwellenenergie der Photoemission wurde die Erniedrigung der Austrittsarbeit als Funktion des Feldes bei Zimmertemperatur bestimmt. Die Meßergebnisse werden anhand von zwei Modellen für die Bildkraft an einem Halbleiter diskutiert. Periodische Abweichungen vom Schottky-Effekt konnten sowohl bei der Photo- als auch bei der Thermoemission nachgewiesen werden.

Résumé La relation entre le travail de sortie du Silicium et un champ électrique à la surface (effet Schottky) a été étudiée entre 1200°K et 1600°K par émission thermique et à température ambiante par émission photoélectrique sous ultra haut vide. En chauffant d’abord l’émetteur à 1620°K on obtient des surfaces caractérisées par un travail de sortie uniforme et la relation entre le champ électrique et le courant d’émission obéit à la loi de Schottky, qui a été dérivée pour les métaux. Par contre, la pente de la droite de Schottky n’est pas indépendante de la température comme dans le cas des métaux. Lorsque la température augmente, la pente croît et atteint, peu au-dessous du point de fusion, la valeur habituelle pour les métaux. A partir du déplacement de l’énergie extrapolée du seuil de l’émission photoélectrique on a déterminé l’abaissement du travail de sortie en fonction du champ à température ambiante. On discute les résultats experimentaux sur la base de deux modèles pour le potentiel image d’un semiconducteur. Des déviations périodiques de l’effet Schottky ont été mises en évidence dans le cas de l’émission photoélectrique comme dans celui de l’émission thermique.

Abstract The electric field dependence of the work function of silicon was studied in ultra-high vacuum by thermionic emission at temperatures from 1200°K to 1600°K, and by photoemission at room temperature. A surface with isotropic work function was obtained by flashing the silicon samples at 1620°K. The emission current measured as a function of the applied field was found to follow a Schottky law, similar to the behaviour of metals. However, in contrast to the case of a metallic emitter, the slope of the Schottky plot is dependent on the temperature. The slope increases with increasing temperature reaching the value corresponding to a metal just below the melting point. From the shift of photoelectric threshold with electric field we obtain the lowering of the work function at room temperature. The experimental results are discussed in terms of two models for the image potential of a semiconductor. Periodic deviations from the Schottky effect were observed for both thermionic and photoelectric emission.
