    Notizen: Radiation effects on cubic silicon carbide (3C-SiC) metal-oxide-semiconductor (MOS) structures have been studied with high-frequency capacitance-voltage measurements. It was 〈m1;38p〉found that interface traps are generated at the 3C-SiC/SiO2 interface and oxide-trapped charges are built up in the oxide by 60Co gamma-ray irradiation. The generation of the interface traps and the oxide-trapped charges are affected by bias polarity applied to the gate electrode during the irradiation. Absorbed dose dependencies of their generation are discussed comparing with those of Si MOS structures.

    Notizen: The addition of Be to TbFeCo thin-film layers results in the gradual deterioration of carrier-to-noise ratio (CNR) and optimized recording power Pw compared with that of Cr. Be and Cr composite-doped disks, whose CNR maintain over 54 dB at a recording frequency of 1 MHz, prevent bit-error-rate (BER) levels from increasing in accelerated environmental tests. It is noted that even prior to environmental stability testing, BER of Be-Cr composite-doped disks is less than that of nondoped disks. From the results obtained by Auger electron spectroscopy analysis, it is explained that this difference is caused by fluctuations in the reflections of disks resulting from varying thicknesses of extra layers formed as a result of reaction between TbFeCo and SiN. Finally, through the write-erase cycle test and differential scanning calorimetry analysis, it has been demonstrated that Be-Cr-doped disks possess a higher thermal durability than nondoped disks.

    Notizen: Single crystal epitaxial films of CdTe were grown on (0001) sapphire and (100) GaAs substrates by the ionized cluster beam deposition method. The low-temperature photoluminescence spectra depend strongly on the ionization current and the acceleration voltage of the CdTe cluster. The change of the excitonic edge emission can be explained by the improvement of the stoichiometry due to the ionization. The crystalline quality of the epitaxial film was also improved by the small acceleration (0.5 kV).

    Notizen: The soft magnetic properties of the FeZrN ternary system were studied in association with excess nitrogen (N) in films. The proportion of excess N (EN) is defined (z−y)/[x+(z−y)]×100 for the film composition expressed FexZryNz. This is because the advent of soft magnetism, in this system, is assumed to be due to suppression of grain growth of α-Fe by ZrN precipitated in grain boundaries, thus causing a "nanocrystalline effect.'' This means that N exceeding the amount of Zr is considered "excess.'' This paper presents the influence of excess N on soft magnetic properties, and the following conclusion was obtained. Excess N first formed a supersaturated solid solution with Fe, and acted as the origin of induced magnetic anisotropy. Supersaturated N easily moved in Fe and the orientation of easy axis was reversibly changed by re-annealing at 150 °C in a magnetic field perpendicular to the easy axis. When N was in excess, some part of excess N formed Fe4N. Fe4N caused a dispersion of the microscopic anisotropy, and lowered the permeability of the macroscopic hard axis. Both supersaturated N and Fe4N increased magnetostriction constants.

    Notizen: The estimation for the water vapor included in chemically generated excited oxygen flow and the influence of the water vapor on the excited oxygen species are presented. The concentration of the water vapor in the flow was changed by altering the temperatures of the solution and the cold trap and then, it was estimated by measuring the the pressure change and by measuring the concentration of the excited oxygen molecules. The fraction of O2(1Δ) to the total oxygen did not change with the water vapor pressure, but the concentration of O2(1Σ) changed significantly. Applying the high sensitivity of O2(1Σ) concentration to H2O, the estimation of a small quantity of water vapor concentration was available in the system.

    Notizen: Simultaneous observation of the surface magneto-optic Kerr effect (SMOKE) and reflection high-energy electron diffraction (RHEED) intensity oscillation was done during the epitaxial growth of bcc Fe on fcc Ag(100) surface. The SMOKE system using the high-frequency (100 kHz) ac method has a high sensitivity (10−4 deg) and is able to obtain an absolute value of the Kerr rotation angle (φK ). φK of Fe/Ag(100) was measured at room temperature under magnetic fields of 0 and 100 Oe. When film thickness (d) is thicker than five monatomic layers (ML's), φK of the longitudinal Kerr effect at 100 Oe increases with increasing d. No longitudinal SMOKE signal, however, was observed below 5 ML, while a polar Kerr signal was observed only in the range of 4 ML〈d〈5 ML. This suggests that the magnetic easy axis changes from perpendicular to in-plane at 5 ML, and below 4 ML the film is hardly magnetized by 100 Oe because of its high coercivity. These properties are discussed in relation to the crystal growth mechanism.

    Notizen: Epitaxial films of the zinc-blende MnTe have been successfully grown directly on (001) GaAs substrates by molecular beam epitaxy. The structure and the stoichiometry of the GaAs substrate surfaces are found to be important in determining the orientation and the twin formation of the MnTe films. When the preheating treatment of the substrate was done at 580 °C and reflection high energy electron diffraction (RHEED) from the GaAs surface showed (3×1) reconstruction pattern during the treatment, the twin-free (111) oriented MnTe was obtained on it. When the preheating treatment was done at 560 °C, the weak streaked RHEED pattern with a halo was observed from the GaAs surface and the (001) oriented MnTe was obtained on it.

    Notizen: Critical current densities Jc were measured in as-deposited, c-axis-oriented Bi2Sr2Ca2Cu3Ox thin films with Tc values as high as 97 K, which were prepared by metalorganic chemical-vapor deposition. These films showed high Jc ((approximately-greater-than)109 A/m2) at 77.3 K in high magnetic fields (≥1 T, H(parallel)a-b plane). The best values are 3.3×109 A/m2 at 1 T and 9.1×108 A/m2 at 8 T, which are the highest Jc for Bi-oxide thin films among those reported so far. There were no signs of weak links in the Jc(H) behavior, and the surface morphology examined by scanning electron microscopy showed no apparent grain boundaries. The values of Jc decreased sharply when the applied field deviated from the a-b plane, and went to zero at the angles where the field component in the c direction is nearly equal to the irreversibility field Hc2* parallel to the c axis. The angular dependence of Jc of these films is most reasonably explained by the theory of intrinsic pinning.
