    Notizen: Acceleration of thermal donor formation at 400 °C in Czochralski Si by a hydrogen plasma has been observed using low-temperature infrared absorption and spreading resistance probe measurements. The accelerated formation in as-grown Si is attributed to hydrogen diffusion and catalyzed conversion of electrically inactive nuclei to thermal donors. When the nuclei concentration is small such as in rapid thermal annealed Si, hydrogen interaction at SiO bonds is suggested as the rate-limiting step in thermal donor formation.

    Notizen: Substitutional carbon in Czochralski Si is found to decrease the formation rate for a 935 cm−1 infrared absorption band under neutron irradiation while that for a 965 cm−1 band (interstitial carbon trapped at interstitial oxygen) increases. The observations support a controversial previous assignment of the 935 cm−1 band to a center with interstitial Si trapped by interstitial oxygen.

    Notizen: Effects of high carbon concentration upon oxygen precipitation and related phenomena in Czochralski (Cz) silicon have been investigated by combining various furnace and rapid thermal anneals. Our data show that oxide precipitate (OP) density, estimated from changes in interstitial oxygen concentration (ΔOi), increases with increasing substitutional carbon concentration, Cs, while thermal donor (TD) formation is inhibited at high Cs. Even though ΔOi increases monotonically with Cs, synchrotron radiation section topographs of processed high carbon content wafers (Cs∼4 ppma) exhibit Pendellösung fringes, indicating a strain-free bulk state. Our transmission electron microscope and optical microscopic data also show very few resolvable structural defects associated with precipitates inside the bulk Si. Using a thermodynamic and kinetic model, we attempt to explain: (1) reduced thermal donor formation, (2) lack of bulk stress notwithstanding high ΔOi, and (3) predominantly polyhedral precipitate morphologies in high carbon content CzSi.

    Notizen: The first observation of a localized vibrational mode for N in ZnSe by infrared absorption is reported. Nitrogen was introduced into internal reflection plates of polycrystalline ZnSe by ion implantation. Isotopic substitution confirmed assignment of the absorption to N, and the band frequency is consistent with N on Se sites. Coimplantation with deuterium decreased the N band intensity and introduced a band for Zn—D. These deuterium effects which increase upon annealing between 200 and 300 °C are ascribed to a breaking of Zn—N bonds to form Zn—D bonds and a relaxation of N toward threefold coordination.

    Notizen: We report a positron annihilation study of defects created in Si by rf hydrogen-plasma exposure at 275 °C. Analysis of positron annihilation spectroscopy data indicates voidlike structures in a defective layer extending to ≈14 nm from the surface at a concentration of 1.9±0.5×1020 cm−3. The Doppler broadening parameter for the annihilation gamma rays is strongly correlated to the hydrogen coverage of the void surfaces, voids remain in the Si to at least 800 °C while the hydrogen is desorbed from their surfaces between 600 and 800 °C.

    Notizen: We report the synthesis and detailed structural characterization of SiGeC metastable alloys formed by solid phase epitaxial regrowth. Epitaxial layers with 0.7 and 1.4 at. % C are formed by 700 °C regrowth of multiple energy carbon implants into preamorphized Si0.86Ge0.14 layers on Si substrates. Transmission electron microscopy and Rutherford backscattering spectrometry show heteroepitaxial regrowth of Si1−x−yGexCy layers into the metastable diamond cubic phase. Fourier transform infrared spectroscopy verifies that the carbon occupies substitutional lattice sites. Double crystal x-ray diffraction measurements of Si1−x−yGexCy and Si1−yCy reference layers quantify the C-induced tensile strain component. This strain compensates for the compressive strain in the SiGe layers, and indicates a change in lattice constant per atomic fraction C in agreement with Vegard's law.

    Notizen: The floating wire technique was applied to characterize the focusing properties of the D2 spectrometer magnet to be used in the ANKE installation of the COSY Jülich accelerator facility. Trajectories corresponding to 140–600 MeV/c ejectiles emerging from a target in front of the rectangular-type D2 magnet were measured in order to determine the location of foci where detectors for the physics experiments were to be placed. The focus for trajectories of the same momentum was localized by varying the trajectory start angle at the target. To overcome the problem of instability, which arises when the pulley has to be located behind the focus, an unbalanced pulley was used. Other improvements include methodological features such as the particular design of our air-bearing pulley enabling a "freezing-in" of the wire movement and therefore yielding a very high accuracy of the wire position measurement, the use of a 40 μm gold-plated tungsten wire best fulfilling the mechanical and electrical requirements, a fast-regulating power supply in combination with an absolutely calibrated current meter, and the excellent accuracy of modern surveying instrumentation. An overall momentum accuracy of Δp/p≤10−3 and a position accuracy of the trajectories of ±1 mm in the vicinity of the foci have been demonstrated. The precision and accuracy of the floating-wire measurements are discussed and compared with ray-tracing calculations based on measured and calculated field maps. © 2001 American Institute of Physics.

    Notizen: The Re–Os (rhenium–osmium) chronometer applied to molybdenite (MoS2) is now demonstrated to be remarkably robust, surviving intense deformation and high-grade thermal metamorphism. Successful dating of molybdenite is dependent on proper preparation of the mineral separate and analysis of a critical quantity of molybdenite, unique to each sample, such that recognized spatial decoupling of 187Re parent and 187Os daughter within individual molybdenite crystals is overcome. Highly precise, accurate and reproducible age results are derived through isotope dilution and negative thermal ion mass spectrometry (ID-NTIMS). Spatial decoupling of parent–daughter precludes use of the laser ablation ICP-MS microanalytical technique for Re–Os dating of molybdenite. The use of a reference or control sample is necessary to establish laboratory credibility and for interlaboratory comparisons. The Rb–Sr, K–Ar and 40Ar/39Ar chronometers are susceptible to chemical and thermal disturbance, particularly in terranes that have experienced subsequent episodes of hydrothermal/magmatic activity, and therefore should not be used as a basis for establishing accuracy in Re–Os dating of molybdenite, as has been done in the past. Re–Os ages for molybdenite are almost always in agreement with observed geological relationships and, when available, with zircon and titanite U–Pb ages. For terranes experiencing multiple episodes of metamorphism and deformation, molybdenite is not complicated by overgrowths as is common for some minerals used in U–Pb dating (e.g. zircon, monazite, xenotime), nor are Re and Os mobilized beyond the margins of individual crystals during solid-state recrystallization. Moreover, inheritance of older molybdenite cores, incorporation of common Os, and radiogenic Os loss are exceedingly rare, whereas inheritance, common Pb and Pb loss are common complications in U–Pb dating techniques. Therefore, molybdenite ages may serve as point-in-time markers for age comparisons.

    Notizen: Porous silicon and its oxide can be converted into porous silicon oxynitrides by ammonia heat treatment. For example, ammonia treatment at 1000 °C for 1 h following 850 °C, 30-min steam oxidation of porous silicon can result in up to 40 at. % nitrogen in the porous oxynitrides. These porous silicon oxynitrides are compositionally more uniform than ammonia-nitrided thermal oxides which exhibit nitrogen buildup at the oxide layer interfaces. However, the order of the oxidation and nitridation treatment matters: nitrided oxidized porous silicon exhibits higher electrical breakdown strength than nitrided porous silicon or oxidized nitrided porous silicon.
