    Notizen: The magnetic structures of several single-crystal, magnetic rare-earth superlattice systems grown by molecular-beam epitaxy are reviewed. In particular, the results of recent neutron diffraction investigations of long-range magnetic order in Gd-Y, Dy-Y, Gd-Dy, and Ho-Y periodic superlattices are presented. In the Gd-Y system, an antiphase domain structure develops for certain Y layer spacings, whereas modified helical moment configurations are found to occur in the other systems, some of which are commensurate with the chemical superlattice wavelength. References are made to theoretical interaction mechanisms recently proposed to account for the magnetic states of these novel materials.

    Notizen: A simple model for calculating the Ruderman–Kittel–Kasuya–Yosida exchange interaction between layers of a magnetic rare-earth (RE) metal separated by yttrium is presented. The calculation is semiphenomenological and makes use only of previously measured or calculated quantities. It is valid when the thickness of the magnetic RE layers is much smaller than that of the Y layers. The coupling is found to be of fairly long range and to be consistent in sign with the ordering observed in Gd-Y superlattices. For the actual case of comparable layer thicknesses, a discussion of the superlattice wave functions is given. We show that our simple model is very plausible for constituent metals with simple band structures. For the actual band structure of Gd, eigenstates that are evanescent in the Gd region may provide a justification of our model and account for the agreement with experiment. Further theoretical and experimental work is necessary for understanding these systems.

    Notizen: The microscopic magnetic structures of coherent, single-crystal epitaxially grown superlattices consisting of successive bilayers of NGd basal planes of hexagonal-close-packed Gd followed by NY such atomic planes of nonmagnetic Y have been studied by polarized neutron diffraction. It has been found that for NGd=10, either a simple parallel alignment of the ferromagnetic Gd layers or an antiphase domain structure occurs, depending on the number of intervening Y planes in an oscillatory manner. These data are consistent with a RKKY coupling mechanism between Gd layers. In addition to the investigation of the interlayer interactions, measurements of the magnetization profile across the thickness of a Gd layer have been performed.

    Notizen: Ta2O5 is a candidate for use in metal–oxide–metal (MOM) capacitors in several areas of silicon device technology. Understanding and controlling leakage current is critical for successful implementation of this material. We have studied thermal and photoconductive charge transport processes in Ta2O5 MOM capacitors fabricated by anodization, reactive sputtering, and chemical vapor deposition. We find that the results from each of these three methods are similar if one compares films that have the same thickness and electrodes. Two types of leakage current are identified: (a) a transient current that charges the bulk states of the films and (b) a steady state activated process involving electron transport via a defect band. The transient process involves either tunneling conductivity into states near the Fermi energy or ion motion. The steady state process, seen most commonly in films 〈300 Å thick, is dominated by a large number of defects, ∼1019–1020 cm−3, located near the metal–oxide interfaces. The interior of thick Ta2O5 films has a substantially reduced number of defects. Modest heating (300–400 °C) of Ta2O5 in contact with a reactive metal electrode such as Al, Ti, or Ta results in interfacial reactions and the diffusion of defects across the thickness of the film. These experiments show that successful integration of Ta2O5 into semiconductor processing requires a better understanding of the impact of defects on the electrical characteristics and a better control of the metal–Ta2O5 interface. © 2000 American Institute of Physics.

    Notizen: Measurements of the transport critical-current density (Jc), magnetization Jc, and magnetoresistance in a number of bulk sintered samples of Y1Ba2Cu3Ox from several different laboratories indicate that the transport Jc is limited by weak-link regions between high Jc regions. The weak-link Jc has a Josephson character, decreasing by two orders of magnitude as the magnetic field is increased from 0.1 to 10 mT at 77 K. An examination of the grain-boundary region in Y1Ba2Cu3Ox shows no observable impurities or second phases to the scale of the [001] lattice planes (∼12 A(ring)). The effect of intrinsic conduction anisotropy is discussed. A current-transfer model is proposed in which weak conduction along the c axis plays a role in limiting Jc at grain boundaries. Orienting the grains in the powder state during processing may result in enhanced transport Jc in bulk conductors.

    Notizen: The long-range helimagnetic order in synthetic rare-earth Dy-Y superlattices has been studied. The magnetic spiral of Dy maintains its coherence in a (Dy38 A(ring)-Y38.6 A(ring))80 superlattice, but not in a (Dy38A(ring)-Y120.4 A(ring))80 superlattice where the intervening Y layers are 42 atomic planes thick. Furthermore, the spiral periodicity shows a markedly different temperature dependence from that of bulk Dy, including a smaller range of variation and a "lock-in'' at low temperature.

    Notizen: We present the materials growth and properties of both epitaxial and amorphous films of Gd2O3 (κ=14) and Y2O3 (κ=18) as the alternative gate dielectrics for Si. The rare earth oxide films were prepared by ultrahigh vacuum vapor deposition from an oxide source. The use of vicinal Si (100) substrates is key to the growth of (110) oriented, single domain films in the Mn2O3 structure. Compared to SiO2 gate oxide, the crystalline Gd2O3 and Y2O3 oxide films show a reduction of electrical leakage at 1 V by four orders of magnitude over an equivalent oxide thickness range of 10–20 Å. The leakage of amorphous Y2O3 films is about six orders of magnitude better than SiO2 due to a smooth morphology and abrupt interface with Si. The absence of SiO2 segregation at the dielectric/Si interface is established from infrared absorption spectroscopy and scanning transmission electron microscopy. The amorphous Gd2O3 and Y2O3 films withstand the high temperature anneals to 850 °C and remain electrically and chemically intact. © 2001 American Institute of Physics.

    Notizen: We report the fabrication and characterization of zinc-indium-oxide films with similar electrical conductivity and better transparency in both the visible and infrared compared with indium–tin–oxide, a widely used transparent conductor in many technological applications. Dramatically superior transmission properties in the 1–1.5 μm range in particular make zinc–indium–oxide attractive for use in infrared devices, where transparent electrodes are required. Resisitivities as low as 400 μΩ cm result from doping with small quantities of Sn; Al, Ga, and Ge are also effective dopants. Deposition on glass and quartz substrates as amorphous films by pulsed laser deposition and dc reactive sputtering is described. © 1995 American Institute of Physics.

    Notizen: Magnetic properties of Fe3Si films with thickness from 2 to 210 monolayers (ML) epitaxially grown on GaAs (001) were studied using a superconducting quantum interference device and alternating gradient force magnetometers. Growth of these single-crystal intermetallic compound films were carried out in a multichamber molecular beam epitaxy (MBE) system. The samples were covered in situ with Au 50 A(ring) thick to prevent oxidation when the samples were removed from the MBE chamber. All the films are ferromagnetic even for samples as thin as 2 ML. The easy magnetization direction of the films is parallel to the film surface. The magnetic coercivity forces (Hc) of the samples increase as the film thickness decreases to 10 ML, and then decrease when the film thickness decreases further to 2 ML.

    Notizen: Stimulated by recent predictions of broken time reversal symmetry in cuprate superconductors, we have carried out a study of the polar Kerr ellipticity (the ellipticity of normally reflected light with the incident beam linearly polarized) for various cuprate materials, both superconducting and nonsuperconducting. The technique used employs a rotating half-wave retardation plate in order to discriminate against linear polarization effects. The results reveal a signature of a nonzero polar Kerr ellipticity which appears on cooling near 200 K in a variety of superconducting materials, and which is not observed in the corresponding insulating compounds. In this talk, in addition to summarizing these results, we plan to discuss the measurement technique itself in some detail. Measurements on both thin films and bulk samples will be discussed, together with a variety of tests on unrelated materials, which serve to eliminate various possible experimental artifacts.
