    Notes: Abstract The luminescence of single-crystalline 6H-SiC plates after electrochemical etching has been investigated. The photoluminescence spectrum was found to change strongly after etching; the decay times of separate bands were determined. Just as in the case of silicon, the change in the photoluminescence could be due to the formation of nanostructures.

    Notes: Abstract Heterojunctions were obained by mechanical clamping of anodized 6H-SiC wafers to wafers of layered III–VI semiconductors (InSe and GaSe) at 300 K. On account of the high degree of perfection of the cleavage surfaces, a strong and quite perfect electrical contact is formed. The photo-emf spectrum of the heterojunctions has the form of a wide band. The longwavelength edge of this band is due to the narrow-gap component and the short-wavelength edge is due to the narrow-gap component and the short-wavelength edge is due to absorption in SiC.

    Notes: Abstract Rectifying heterojunctions with photosensitivity 1–5 V/W at T=300 K were obtained by forming optical contacts between free porous silicon and layered InSe and GaSe semiconductors. A wide-band photovoltaic effect was obtained when these heterostructures were illuminated on the free porous silicon plate side. The long-wavelength photosensitivity edge of these devices is determined by direct transitions in InSe or GaSe, respectively. It is concluded that heterojunctions based on free porous silicon plates can be used as wide-band phototransducers.

    Notes: Abstract High-quality ZnSe-based heterostructures are grown by uninterrupted molecular beam epitaxy using the concept of strain compensation and alternating-strain multilayers. To verify the advantages of this technique, optically pumped ZnSSe/ZnCdSe laser structures containing short-period superlattices or multiple quantum wells have been grown and studied. A room-temperature injection laser diode with a BeZnSe/ZnSe superlattice waveguide is described.

    Notes: Abstract Equations are derived in parametric form for calculating the steady-state lux-ampere characteristics of photoresistors with an arbitrary concentration of deep levels at arbitrary excitation intensity. The conditions underlying the formation of the sublinear and superlinear segments of the lux-ampere curve as a function of the excitation intensity and the concentration and parameters of the deep levels can be determined from calculations according to the derived equations.

    Notes: Abstract The parameters of the epitaxial structures {3C/6H}-SiC have been investigated. The heteroepitaxial growth was conducted by sublimation epitaxy in an open system. The presence of the 3C polytype was confirmed by x-ray investigations. The capacitance-voltage and current-voltage characteristics and the electroluminescence spectra of the p-n structures were investigated. It was found that a thin, slightly doped, defective p-6H-SiC layer was formed between p-3C-SiC and n-6H-SiC in the heteropolytypic structures; this layer detetmined the electrical properties of the diode structures.

    Notes: Abstract CdSiAs2 belongs to the II-IV-V2 group of chalcopyrite semiconductors with a direct band gap of 1.51 eV at T=300 K. In this paper we investigate the spectral dependence of the steady-state photoluminescence of CdSiAs2 anodized layers. These layers were fabricated by electrochemical anodization of unoriented p-type CdSiAs2 wafers in an solution of HF in ethanol. It is found that a broad photoluminescence band with a maximum at the photon energy ℏω=1.82 eV at 300 K arises. This band lies deep in the fundamental absorption region of CdSiAs2 crystals. The dependence of the parameters of the photoluminescence spectra of anodized Si, GaAs, and CdSiAs2 layers is discussed.

    Notes: Abstract The results of an investigation of layers of porous silicon (PS), which was obtained by electrochemical etching of p-Si under different illumination conditions — natural light, incandescent light, and light from a mercury lamp with and without a filter — are reported. The structure of the layers was studied by double-crystal x-ray diffractometry, the composition was monitored by means of the IR absorption spectra, and the radiative properties were monitored according to the photoluminescence (PL) spectra. It was established that electrochemical etching under illumination produces PS with a higher porosity and more intense PL whose maximum is shifted into the short-wavelength region. These changes are accompanied by a large disordering of the structure and an increase in the oxygen content in the layer. It is concluded that illumination accelerates the chemical interaction of PS with the electrolyte due to oxidation. High-porosity porous silicon stored in air exhibits quenching of PL. Conversely, PL is excited in layers with a lower porosity. Aging of PS is characterized by an increase in the microdeformation of the layers, a decrease in the crystallite sizes with a partial loss of coherence between the crystallites and the substrate, and an increase in the fraction of the amorphous phase.

    Notes: Abstract The temperature coefficient of the breakdown voltage of 6H-SiC p-n structures has been investigated. It is shown that the temperature dependence of the breakdown voltage can be explained by charge exchange on deep acceptor levels in the space charge layer. The computational results are in good agreement with the experimental data obtained for boron-doped 6H-SiC p-n structures.

    Notes: Abstract Some characteristic features of deep level transient spectroscopy (DLTS) spectra of deep levels which effectively exchange current carriers with both allowed bands are studied. It is shown that the maxima of the peaks shift very little on the temperature scale, but analysis of the spectra by the conventional methods leads to errors in the determination of the parameters of the deep levels (ionization energies, capture cross sections). Several methods for determining these parameters more accurately are proposed and a numerical example of such an analysis of DLTS spectra is presented.
